The impact of aluminum (Al) implantation into TiN/SiO2 on the effective work function (EWF) of poly-Si/ TiN/SiO2 is investigated. Al implanted at 5 keV with a dose of 5 times 1015 cm-2 reduces the flatband voltage (VFB) and the EWF of poly-Si/TiN/SiO2 stack by ~150 mV compared with the unimplanted poly-Si/TiN/SiO2 stack. This reduction of VFB is found to be dose-dependent, which is correlated to the Al concentration at the TiN-SiO2 interface as evidenced by secondary-ion-mass-spectrometry profiles. The interface dipole created due to the Al presence at the metal-dielectric interface is believed to contribute to the observed VFB (or EWF) reduction (or increase). This technique for EWF modulation is promising for further threshold-voltage (Vt) tuning without any process complexities and is quite significant for planar and multiple gate field-effect transistors on fully depleted silicon on insulator. 相似文献

In this paper, we analyze the coupling of light from photonic-crystal band-edge lasers into single-mode waveguides. Both active and passive devices lie in the same plane and coupling of light is achieved by using parabolic and nanotapers in InP based epitaxial structures. Two- and three-dimensional finite-difference time-domain methods are employed to analyze these devices. Coupling efficiencies higher than 80% can be obtained with parabolic couplers. This correspondence develops a methodology to synthesize supervisors for a special class of Petri nets that can well model many flexible manufacturing systems. In our previous work, siphons in a Petri net are divided into elementary and dependent ones on the condition that all emptiable minimal siphons are computed. In this research, a mixed integer programming (MlP)-based deadlock detection technique is used to find some, in general not all, minimal siphons in a plant model without complete siphon enumeration. For each siphon found, depending on its noncontrollability, a monitor is added such that it is invariant-controlled. Our siphon control method guarantees that no emptiable control-induced siphon is generated due to the addition of the monitors. The siphon control process proceeds iteratively until there is no unmarked siphon in the supervisor of a plant model. Compared with the existing approaches, the novel deadlock prevention policy can usually lead to a structurally simple liveness-enforcing supervisor by adding only a small number of monitors and arcs. An extinction ratio tunable optical fiber polarization interferometer (OFPI) is proposed and implemented to increase the optical modulation depth in radio-over-fiber (RoF) systems by suppressing the optical carrier power. The extinction ratio of the OFPI can be simply tuned by adjusting the polarization state of the launched RoF signal. As quickly growing of global navigation satellite system community, there is increasing interest in new signals for military and civilian uses. New signals must provide more robustness, higher performance, and greater capacity than already-existing signals and compliant with the radio frequency compatibility rule with existing and planned signals. This paper presents a class of particularly attractive modulations called Generalized Binary Offset Carrier (GBOC) modulations, and demonstrates their essential characteristics and performance in the signal design of BeiDou system. The GBOC modulations can offer additional degrees of freedom for shaping the signal’s spectrum and provide superior performance in code tracking, multipath and compatibility than other BPSK and BOC modulations. capacitance. Two types of varactors that have been integrated on-chip include the inversion-mode and accumulation-mode types.
The inversion-mode varactor offers immunity to latch-up, but suffers from a non-linear C(V) characteristic which directly
leads to a nonlinear oscillation frequency tuning curve. This paper proposes an oscillation frequency linearization technique
for LC-VCO with an inversion-mode varactor. The linearity of the frequency tuning curve is improved by linearization of C(V)
characteristics of the inversion-mode varactor. A new varactor configuration consisting of varactor units and resistor divider
network is proposed. The single-switch integrated LC-VCO with the proposed varactor configuration is fabricated in TSMC 0.18 μm
CMOS technology. The improvement of linearity of the frequency tuning curve has been verified using mathematical models and
