The performance and reliability of NMOSFET asymmetric lightly doped drain (LDD) devices (with no LDD on the source side) are compared with those of conventional LDD devices. At a fixed Vdd, asymmetric LDD devices exhibit higher Idsat and shorter hot-carrier lifetime. To maintain the same hot-carrier lifetime, asymmetric LDD devices must operate at lower Vdd while higher Idsat is retained. For the same hot-carrier lifetime, ring oscillators with NMOSFET asymmetric LDD devices can achieve 5% (10% if PMOSFET also had asymmetric LDD) higher speed and 10% lower power. The influence of polyvinylpyrrolidone (PVP) and monoethanolamine (MEA) as surfactants on photoluminescence (PL) of Eu-doped ZnO (ZnO:Eu) has been studied. X-ray diffraction (XRD) results show that there are more Eu3+ ions to replace Zn2+ ions into ZnO lattice for ZnO:Eu in the presence of surfactant MEA. From the spectral analysis for ZnO:Eu with different surfactants by Gaussian deconvolution, it can be seen that the use of MEA as a surfactant affects the energy transfer from ZnO host to Eu3+ ions and leads to three new emission peaks, including UV emission (389 nm), violet emission (411 nm) and green emission (506 nm). 相似文献

In x-ray topography studies, ray tracing simulation has been particularly useful in identifying and characterizing Burgers vectors of dislocations using only one reflection instead of the traditional method of recording at least three reflections and applying $$\vec{g} \cdot \vec{b} = 0$$ and $$\vec{g} \cdot \vec{b} \times \vec{l} = 0$$ criteria. In this study, ray tracing simulation of expected dislocations in (AlxGa(1–x))0.5In0.5P epitaxial layers on GaAs substrates has been carried out by using well-known expressions for displacement fields around dislocations. By comparing the simulated images with observed images on monochromatic x-ray topographs, the Burgers vectors have been characterized. The x-ray topographs from the (AlxGa(1–x))0.5In0.5P epitaxial layers also reveal a unique pattern consisting of a series of circular dark contrast features from inclusions. These dark circles decrease in size as the center of the inclusions is approached. Ray tracing simulated image of an inclusion assuming a spherical strain field matches well with the experimental image, thus providing information on the level of strain around the inclusion. 相似文献

Ternary layered oxide materials have attracted extensive attention as a promising cathode candidate for high‐energy‐density lithium‐ion batteries. However, the undesirable electrochemical degradation at the electrode–electrolyte interface definitively shortens the battery service life. An effective and viable approach is proposed for improving the cycling stability of the LiNi1/3Co1/3Mn1/3O2 cathode using lithium difluorophosphate (LiPO2F2) paired with fuoroethylene carbonate (FEC) as co‐additives into conventional electrolytes. It is found that the co‐additives can greatly reduce the interface charge transfer impedance and significantly extend the life span of LiNi1/3Co1/3Mn1/3O2//Li (NMC//Li) batteries. The developed cathode demonstrates exceptional capacity retention of 88.7% and remains structural integrity at a high current of 5C after 500 cycles. Fundamental mechanism study indicates a dense, stable fluorinated organic–inorganic hybrid cathode‐electrolyte interphase (CEI) film derived from LiPO2F2 in conjunction with FEC additives on the surface of NMC cathode material, which significantly suppresses the decomposition of electrolyte and mitigates the dissolution of transition metal ions. The interfacial engineering of the electrode materials stabilized by the additives manipulation provides valuable guidance for the development of advanced cathode materials. 相似文献
