采用脉冲激光沉积技术制备了Li-N双受主共掺杂p型ZnO薄膜,其中Li来自Li掺杂ZnO陶瓷靶,N来自N2O生长气氛.室温Hall测试发现Li-N共掺p型ZnO薄膜的最低电阻率为3.99Ω·cm,迁移率为0.17cm2/(V·s),空穴浓度为9.12×1018cm-3.PL谱测试发现了与Li受主和N受主态相关的发光峰,其受主能级分别约为120和222meV.由p-ZnO:(Li,N)薄膜制备的ZnO同质p-n结具有整流特性.  相似文献

使用脉冲激光沉积法(PLD)在Si(100)衬底上无催化生长出了MgxZn1-xO纳米柱阵列.扫描电镜结果发现:在较大的范围内,直径为30~50nm、长度约为60nm均匀分布的纳米柱阵列生长在一层厚度约为70nm的纳米晶薄膜上.XRD结果中的(002)峰和PL谱中的带边发射峰相对于纯ZnO薄膜都发生了不同程度的偏移,表明了Mg组分的掺入改变了ZnO的晶格常数和带隙宽度.分析了MgxZn1-xO纳米柱的生长机制.  相似文献

Neuromorphic computing systems that are capable of parallel information storage and processing with high area and energy efficiencies, offer important opportunities for future storage systems and in‐memory computing. Here, it is shown that a carbon dots/silk protein (CDs/silk) blend can be used as a light‐tunable charge trapping medium to fabricate an electro‐photoactive transistor synapse. The synaptic device can be optically operated in volatile or nonvolatile modes, ensuring concomitant short‐term and long‐term neuroplasticity. The synaptic‐like behaviors are attributed to the photogating effect induced by trapped photogenerated electrons in the hybrid CDs/silk film which is confirmed with atomic force microscopy based electrical techniques. In addition, system‐level pattern recognition capability of the synaptic device is evaluated by a single‐layer perceptron model. The remote optical operation of neuromorphic architecture provides promising building blocks to complete bioinspired photonic computing paradigms.  相似文献

介绍了多通道声光调制器的基本工作原理。设计并制作了中心频率为 80 MHz,带宽为 10MHz的 LN/ ZF- 6四通道线性声光调制器 ,对这类器件的制作工艺进行了分析和研究。实验测得器件的指标为 :中心频率 75MHz,衍射效率大于 10 % (1.5W输入功率 ) ,带宽 15MHz,已经达到实用要求。  相似文献

Integer mapping is critical for lossless source coding and has been used for multicomponent image compression in the new international image compression standard JPEG 2000. In this paper, starting from block factorizations for any nonsingular transform matrix, we introduce two types of parallel elementary reversible matrix (PERM) factorizations which are helpful for the parallelization of perfectly reversible integer transforms. With improved degree of parallelism and parallel performance, the cost of multiplications and additions can be, respectively, reduced to O(logN) and O(log2N) for an N by N transform matrix. These make PERM factorizations an effective means of developing parallel integer transforms for large matrices. We also present a scheme to block the matrix and allocate the load of processors for efficient transformation  相似文献

p-ZnxMg1-xO:Na/n-ZnO p-n junction light emitting diode (LED) was produced on n-ZnO (0001) single-crystal substrate using pulsed laser deposition. The realization of band gap engineering was achieved by the incor-poration of Mg in ZnO layers and was confirmed by photoluminescence spectrum. The p-type ZnxMg1-xO:Na film with low resistance was obtained at 500 ℃ and in which, Na has taken effect evidenced by Hall and X-ray photo-electron spectroscopy measurements. The current-voltage curve of LED showed a rectifying behavior and obvious electroluminescence was realized by feeding a direct current up to 40 mA. The write/erase characteristics of Germanium nanocrystal memory device are modeled using single-charge tunneling theory with quantum confinement and Coulomb blockade effects. A trap model is proposed to describe the retention characteristic of the nanocrystal memory. The impact of nanocrystal size, tunnel-oxide thickness, and high-k tunnel material is studied, and the suitability of the nanocrystal memory devices for nonvolatile memory and DRAM applications is discussed. Issues related to the scaling limit of the nanocrystal memory device are investigated.  相似文献

Twenty cows were assigned at parturition to two groups to study metabolic effects of continuous intravenous infusions of glucagon. Groups were control cows and cows treated with glucagon at 10 mg/d for 14 d starting at d 21 postpartum. Daily blood samples and nine liver biopsies were taken from d 7 to 49 postpartum. Plasma glucagon increased six- to seven-fold during infusions of treated cows. Plasma insulin was increased heterogeneously by glucagon infusions. Plasma glucose increased 11.5 and 9.0 mg/dl during wk 1 and 2 of glucagon infusions. No other plasma metabolites tested (nonesterified fatty acids, beta-hydroxybutyrate, and urea N) were affected by glucagon infusions. Liver glycogen decreased by d 2 of glucagon infusion but was repleted to preinfusion values by d 7 and increased to 169% of the preinfusion baseline values at 3 d after cessation of glucagon. Milk production decreased transiently during glucagon infusions. Both milk production and milk protein percentage decreased during glucagon infusion, which could imply a decreased availability of amino acids for milk protein synthesis. Feed intakes did not increase during glucagon infusions, which was in contrast to the control group. Results indicated that glucagon infusions caused liver glycogenolysis initially and probably enhanced gluconeogenesis but glucagon did not appear to increase lipolysis from adipose tissue in these early lactating dairy cows.  相似文献
