High-purity semi-insulating (HPSI) 4H-SiC has been widely used as a substrate material for AlGaN/GaN high electron-mobility
transistors because of its fairly good lattice match with GaN and its high thermal conductivity. To control material quality,
it is important to understand the nature of the deep traps. For this purpose, we have successfully applied thermally stimulated
current (TSC) spectroscopy to investigate deep traps in two HPSI 4H-SiC samples grown by physical vapor transport (PVT) and
high-temperature chemical vapor deposition (HTCVD), respectively. Fundamentals of TSC spectroscopy, typical TSC spectra obtained
on the two samples, and theoretical fittings of a boron-related trap (peaked at ∼ 150 K) will be presented. Based on literature
data for deep traps in conductive 4H-SiC, the impurity and point-defect nature of several commonly observed TSC traps, peaked at ∼105 K (0.22 eV), ∼150 K (0.29
eV), ∼175 K (∼0.33 eV), ∼260 K (∼0.53 eV), ∼305 K (∼0.63 eV), and ∼360 K (0.91 eV), in the HPSI 4H-SiC will be discussed. 相似文献

预制高强混凝土薄壁钢管桩(TSC桩)是在钢管内浇筑混凝土,经离心成型,混凝土抗压强度不低于80MPa,能够承受较大竖向荷载和水平荷载的新型基桩制品。在公称直径、钢管厚度、混凝土厚度相同时,TSC-Ⅱ型的桩身极限弯矩高于TSC-Ⅰ型,二者比值不变;公称直径、钢管材质相同时,随着钢管厚度的增大,桩身极限弯矩显著增大,并且随着TSC公称直径的增大,差值也增大。当钢管采用该规格中的最大壁厚时,TSC-Ⅰ型桩的极限弯矩是同规格C型PHC管桩的2.1~2.7倍,TSC-Ⅱ型桩的极限弯矩是同规格C型PHC管桩的2.7~3.4倍,TSC桩轴向承载力设计值是同规格C型PHC管桩的1.4~2.6倍。TSC桩的生产工艺主要包括钢管成型、混凝土搅拌和布料、离心成型、养护、检验等工序,其特殊的构造形式对钢管成型、布料和养护制度均提出了较高要求。 相似文献

We have studied the defect levels in as grown and post growth processed cadmium telluride (CdTe) using thermoelectric effect
spectroscopy (TEES) and thermally stimulated current (TSC) techniques. We have extracted the thermal energy (Eth) and trapping cross section (σth) for the defect levels using the initial rise and variable heating rate methods. We have identified 10 different defect levels
in the crystals. Thermal ionization energy values obtained experimentally were compared to theoretical values of the transition-energy
levels of intrinsic and extrinsic defects and defect complexes in CdTe determined by first-principles band-structure calculations.
On the basis of this comparison, we have associated the observed ionization levels with various native defects and impurity

The electrical breakdown and electrical conduction of ethylene copolymers have been studied. The electric strength of ethylene copolymers containing an optimum content of halogen moieties such as bromophenyl and fluoroethylene groups was found to be higher than that of LDPE over the wide temperature range from ?196°C to 90°C. Also, conduction currents in the copolymers were suppressed at high electric fields. X-ray-induced thermally stimulated currents (TSC) revealed that halogen comonomers act as carrier traps with a depth of about 0.4 eV. Consequently, the introduction of comonomer-containing halogen groups into polyethylene suppresses electron acceleration as a result of an increase in trapping and scattering of conduction electrons. This leads to an increase in electric strength which is determined by the electron avalanche breakdown. 相似文献

In this paper, we consider the evaluation of the safety of a self-checking circuit with combinational logic. Since the circuit is tested under normal operation, it may stay in different states such as a perfect state in which any erroneous output can be detected, unstable states in which an erroneous output may be detected or may not, a safe-state when the erroneous output has been caught, and a fail-state because the erroneous output is undetected, as time goes on. Consequently, we propose a fail-safe evaluation, using a Markov model to describe the state transitions and predicate the probability of the circuit not being in the fail-state.We include a comparison with existing evaluation methods, the proposed approach being more practical because it estimates the safety of the circuit, which is reducing as time goes on, instead of giving a constant probability measure.This work was supported in part by Research Grant No. 5711 from the Natural Sciences and Engineering Research Council of Canada and by an equipment loan from the Canadian Microelectronics Corporation. 相似文献

随着AVC系统的投运,变电站内电容器投切更加频繁。传统补偿电容器的SF6开关投切频率低,难以满足投切间隙中出现的无功补偿需求,限制了电容器的作用。为了解决上述问题,文中提出了一种复合开关结构。该结构将机械投切和电子开关投切相结合,构成晶闸管+SF6开关的组合式投切方案。文中对晶闸管+SF6开关投切电容器的工作原理进行了介绍,并分析了开关控制策略。通过合理的投切策略可以实现晶闸管和SF6开关的相互保护,使晶闸管阻断时避免承受高电压,也避免了SF6开关在高频投切的情况下频繁动作,延长设备使用寿命。最后,通过PSIM软件仿真验证了该复合开关的合理性和可行性。 相似文献
