The paper presents the results of capacitance-voltage, conductance-frequency and current-voltage characterization in the wide temperature range (140-300 K) as well as results of low temperature (5-20 K) thermally stimulated currents (TSC) measurements of metal-oxide-semiconductor (MOS) structures with a high-κ LaSiOx dielectric deposited on p- and n-type Si(1 0 0) substrate. Interface states (Dit) distribution determined by several techniques show consistent result and demonstrates the adequacy of techniques used. Typical maxima of interface states density were found as 4.6 × 1011 eV−1cm−2 at 0.2 eV and 7.9 × 1011 eV−1cm−2 at 0.77 eV from the silicon valence band. The result of admittance spectroscopy showed the presence of local states in bandgap with activation energy Ea = 0.38 eV from silicon conductance band, which is in accord with interface states profile acquired by conductance method. Low-temperature TSC spectra show the presence of shallow traps at the interface with activation energies ranging from 15 to 32 meV. The charge carrier transport through the dielectric film was found to occur via Poole-Frenkel mechanism at forward bias. 相似文献

We study the electronic states of different GaAs-AlAs Fibonacci quasi-perodic heterostructures grown along the (001) direction. We employ an empirical tight-binding Hamiltonian including spin-orbit coupling together with the surface Green function matching method. We present results for the eighth Fibonacci generation formed from different building blocks. We compare these results with those of the constituent quantum wells and with those of heterostructures containing the same number of GaAs and AlAs slabs after periodic repetition of the building blocks. No Fibonacci spectrum is found in the energy regions near the conduction and valence band edges of GaAs. A selective localization of the local density of states in the GaAs layers is found for many electronic states. 相似文献

This study is a life‐cycle analysis of the balance of system (BOS) components of the 3·5 MWp multi‐crystalline PV installation at Tucson Electric Power's (TEP) Springerville, AZ field PV plant. TEP instituted an innovative PV installation program guided by design optimization and cost minimization. The advanced design of the PV structure incorporated the weight of the PV modules as an element of support design, thereby eliminating the need for concrete foundations. The estimate of the life‐cycle energy requirements embodied in the BOS is 542 MJ/m2, a 71% reduction from those of an older central plant; the corresponding life‐cycle greenhouse gas emissions are 29 kg CO2 eq./m2. From field measurements, the energy payback time (EPT) of the BOS is 0·21 years for the actual location of this plant, and 0·37 years for average US insolation/temperature conditions. This is a great improvement from the EPT of about 1·3 years, estimated for an older central plant. The total cost of the balance of system components was $940 US per kWp of installed PV, another milestone in improvement. Unlike nearly all engineered materials which contain bonds that weaken under load, biological materials contain “catch” bonds which are reinforced under load. Consequently, materials, such as the cell cytoskeleton, can adapt their mechanical properties in response to their state of internal, non-equilibrium (active) stress. However, how large-scale material properties vary with the distance from equilibrium is unknown, as are the relative roles of active stress and binding kinetics in establishing this distance. Through course-grained molecular dynamics simulations, the effect of breaking of detailed balance by catch bonds on the accumulation and dissipation of energy within a model of the actomyosin cytoskeleton is explored. It is found that the extent to which detailed balance is broken uniquely determines a large-scale fluid-solid transition with characteristic time-reversal symmetries. The transition depends critically on the strength of the catch bond, suggesting that active stress is necessary but insufficient to mount an adaptive mechanical response. 相似文献
