采用光学显微镜、扫描电子显微镜(SEM)及扫描俄歇微探针(SAM)等表面分析技术对GaAs功率场效应管(FET)源-漏烧毁失效现象进行了分析研究。SEM分析结果表明,源-漏烧毁失效的表面形貌状况较为复杂,烧伤区域的表面形态不尽一致。有源极烧毁较为严重的情况,也有漏极烧伤较严重的情况。SAM分析结果说明,源-漏烧毁FET中烧毁处附近的外表完好的源、漏条Au薄膜下欧姆接触金属薄膜层已完全消失,烧毁源、漏条部位表面化学元素有C、O、Ti、N和Ga,其中C、O在表层几十纳米深度内均有相当高的含量。结合分析结果,讨论了源-漏烧毁的物理机理。 相似文献

A method for demonstrating the scattering of the primary electron beam in the presence of a gas has been developed. A self-assembled decanethiol monolayer is damaged by primary beam electrons. The damaged portion of the mono-layer is exchanged with another thiol-containing molecule by immersion in solution. The resulting film is imaged using a secondary ion mass spectrometer. Three-dimensional reconstruction of the data yields a representation of scattered electrons in the gaseous environment of the environmental scanning electron microscope. 相似文献

The specific anthropomorphic mannequin (SAM) phantom was designed to provide a conservative estimation of the actual peak spatial specific absorption rate (SAR) of the electromagnetic field radiated from mobile phones. However, most researches on the SAM phantom have been based on early phone models. Therefore, we numerically analyze the SAM phantom to determine whether it is sufficiently conservative for various types of mobile phone models. The peak spatial 1‐ and 10‐g averaged SAR values of the SAM phantom are numerically compared with those of four anatomical head models at different ages for 12 different mobile phone models (a total of 240 different configurations of mobile phones, head models, frequencies, positions, and sides of the head). The results demonstrate that the SAM phantom provides a conservative estimation of the SAR for only mobile phones with an antenna on top of the phone body and does not ensure such estimation for other types of phones, including those equipped with integrated antennas in the microphone position, which currently occupy the largest market share. 相似文献

Thin Cu films of microelectronic quality and low electrical resistivity were created by electroless deposition (ELD) onto SiO2 surface modified first with self-assembled monolayer (SAM) of 3-aminopropyltrimethoxysilane (APTMS) and activated then by 5 nm gold nano-particles (AuNPs). The presence of highly oriented amino-terminated SAM was revealed by XPS and ToF-SIMS analyses. The Cu films were deposited in boron- and phosphorous-free tartrate/formaldehyde electrolyte. Controlling the deposition rate via the solution pH permitted a minimum value in resistivity ρ. XPS depth profile revealed that diffusion of Cu into SiO2 modified by APTMS did not take place after annealing at 220 °C, 4 h. Moreover, annealing resulted in the drop of electrical resistivity to ρ = 4 ± 0.4 μΩ cm for the films with the thickness of 35-100 nm. This value of ρ is several times smaller than those reported in literature for sub-100 nm Cu films deposited by electroless on different SAMs. It is speculated that nano-scale porosity and corrugated structure observed by HRTEM and AFM in the ELD Cu films contribute to the resistivity. The obtained results demonstrate a viable route for formation of low resistivity, sub-100 nm Cu films on dielectrics for microelectronic application. 相似文献

Selectively fluorinated compounds are found frequently in pharmaceutical and agrochemical products where currently 25–30 % of optimised compounds emerge from development containing at least one fluorine atom. There are many methods for the site-specific introduction of fluorine, but all are chemical and they often use environmentally challenging reagents. Biochemical processes for C−F bond formation are attractive, but they are extremely rare. In this work, the fluorinase enzyme, originally identified from the actinomycete bacterium Streptomyces cattleya, is engineered into Escherichia coli in such a manner that the organism is able to produce 5′-fluorodeoxyadenosine (5′-FDA) from S-adenosyl-l -methionine (SAM) and fluoride in live E. coli cells. Success required the introduction of a SAM transporter and deletion of the endogenous fluoride efflux capacity in order to generate an E. coli host that has the potential for future engineering of more elaborate fluorometabolites. 相似文献
