Hg1-xMnxTe semiconducting semimagnetic alloy has been examined in the context of its possible applications in infrared detectors. For analysis of detector properties the intrinsic carrier concentration has been calculated as a function of temperature and crystal composition. The starting material was In-doped Hg1-xMnxTe grown by the modified Bridgman method. The as-grown crystals with manganese content of 12-19% were p-type with carrier concentration and mobility of 100 cm2/ Vs at 77 K. An-type layer was formed on the surface by the annealing process in saturated Hg-vapour at 270-320° for 2 hrs. Capacitance-voltage curves have C-3 dependence on applied voltage indicating that the junction is linearly graded. From standard electrical measurements and spectral characteristics the main detector parameters were determined and compared to those of Hg1-xCdxTe devices. The influence of material properties on detector parameters was analyzed. In order to estimate the carrier transport mechanisms, differential resistivities and current-voltage curves were measured over a wide range of temperaturesi.e. 25 to 300 K. From the temperature dependence of the R0A product, it was established that at high temperatures (150-300 K) the carrier transport is dominated by a recombination-generation mechanism. In low temperature region the excess current at forward bias is probably attributed to carrier tunneling via energy states distributed randomly within the forbidden gap. At reverse bias the leakage surface or volume currents dominate in the carrier transport.  相似文献

 对于一些采用硅锰脱氧冶炼工艺的特殊钢,为保证钢水洁净度,常会选择较长时间的LF软吹处理,导致过程能耗增加。通过工业试验,借助FEI Explorer 4自动扫描电镜检测,研究不同LF精炼软吹时间对硅脱氧弹簧钢55SiCr铸坯氧化物夹杂成分、数量的影响;并采用夹杂物极值统计法,对比评价不同LF精炼软吹时间对应成品盘条横截面最大夹杂物尺寸控制情况。结果表明,在LF软吹10 min与软吹40 min 两种工艺条件下,铸坯中尺寸大于5 μm的氧化物夹杂成分接近,均在CaO-SiO2-Al2O3相图中假硅灰石、钙长石和钙铝黄长石共晶低熔点区,其中软吹10 min工艺铸坯氧化物夹杂组成落入低熔点区的数量所占比例更大。LF软吹10 min与软吹40 min铸坯中尺寸大于5 μm的氧化物夹杂数量密度分别为11.70个/100 mm2和14.59个/100 mm2,尺寸大于15 μm 的氧化物夹杂数量密度分别为0.53个/100 mm2和1.65个/100 mm2,LF软吹10 min工艺铸坯大尺寸氧化物夹杂数量密度略低于LF软吹40 min工艺。当预测面积为30 000 mm2时,两种LF软吹时间对应成品盘条横截面最大夹杂物尺寸分别为27.1 μm和28.1 μm,盘条最大夹杂物尺寸控制无显著差别。结合硅锰脱氧钢中大尺寸低熔点CaO-SiO2-Al2O3系夹杂物主要源自钢包渣乳化卷入,具有与钢水和氩气泡界面接触角很小、难以通过吹氩上浮去除的特点,建议硅锰脱氧钢LF软吹过程按短时间快节奏进行控制。  相似文献

 齿轮钢广泛应用于汽车、机械等传动系统,易切削化是提高齿轮加工效率、降低制造成本的主要途径之一。提高钢中硫元素含量是改善齿轮钢切削性能的有效方式,然而过多的硫元素在轧制时会形成条带状MnS,增大钢的各向异性,因此需要对硫化物进行改制处理。分别采用Ca处理和Mg处理两种方式对20MnCr5齿轮钢进行硫化物改质,通过对力学性能、组织形态、夹杂物分布以及切削性能等表征,对比分析不同改制方式对材料的影响。结果表明,Ca处理和Mg处理后试验钢的强度和塑性保持一致,而Mg处理试样的晶粒尺寸较小,因而韧性较高。Ca处理试验钢中MnS夹杂物数量较多,长条状夹杂物比例相对较高;而采用Mg处理可以有效降低钢中夹杂物的数量,夹杂物平均尺寸有所增大,同时小长径比夹杂物数量增多,但是复合氧化物型夹杂物的数量也有所增加。在240~280 m/min条件下进行了干切削试验,结果表明两种试验钢均出现前刀面磨损、后刀面磨损和边界磨损,其中Ca处理试样的刀具磨损较为严重,同时在较高切削速度下出现了积屑瘤和崩角现象,而Mg处理试样则具有更长的刀具使用寿命,对切削速度的敏感性也较低。分析可知,Mg处理后钢中存在较多的大尺寸球状硫化物夹杂物,提高了应力集中效应,更有利于改善切削性能,因而改制效果更好。  相似文献

为研究石油套管钢(34Mn6)中夹杂物的演变规律,对钙处理效果进行精准化控制,进行全流程取样分析,通过采用SEM-EDS分析夹杂物形貌和成分,同时结合Aspex夹杂物自动分析仪统计夹杂物的数量、成分和尺寸分布。研究结果表明,LF精炼具有较好的脱硫与脱氧能力;钙处理前,由于渣钢反应的进行,夹杂物数量明显减少,夹杂物成分中SiO2含量增加;经过钙处理后,夹杂物成分发生显著变化,由MgO-Al2O3系转变为MgO-Al2O3-CaO系和SiO2-Al2O3-CaO系,夹杂物形貌由尖角夹杂向球状夹杂过渡。在铸坯中,夹杂物数量减少,其成分已偏离液相区,向富CaO区域移动。对钙处理进行优化,通过利用热力学软件FactSage进行计算,得出钢液中钙的质量分数稳定在0.001 3%时对夹杂物的改性效果最佳,钢液中的夹杂物控制较好。  相似文献

Martensitic 12% chromium stainless steel is generally used for the manufacture of water vapour turbine blades. This material, under these environmental conditions, develops fatigue corrosion with failure as a result of the segregation of certain constituent elements such as phosphorus (P) and sulphur (S),[1–3] or the presence of some types of inclusions.[2–4] To be able to understand and explain these phenomena, in situ characterization of the fractured surfaces were performed for two types of samples: steel 1 as manufactured turbine material whose fracture mode is intergranular and steel 2 issued from last stage turbine blades after 100 000 h service at 40 °C whose fracture mode is transgranular. The techniques used for characterization were scanning electron microscopy (SEM) coupled with the x-ray analysis by energy dispersive spectroscopy (EDS), and auger electron spectroscopy (AES). The Auger results enabled the understanding of the brittle to ductile transition for the material by showing the simultaneous diffusion of carbon from grain boundaries (GB) to grains (G) and chromium from G to GB. Furthermore, the heavy segregation of phosphorus at the GBs could explain the intergranular crack rupture traces observed in steel 2. SEM observations coupled with EDS analysis showed the presence of different types of non-metallic inclusions such as silicon-based complex inclusions and manganese sulfides (MnS). The presence of silicon-based complex inclusions at GB could explain the intergranular fracture mode previously reported. The characterization of the fracture appearance suggests also that MnS inclusions can act as nucleation sites for secondary microcracks at the GB level that were observed after service.  相似文献

Composites consisting of a fine-grained, polycrystalline zinc oxide matrix and <10 vol% coarse, rigid silicon carbide inclusions were prepared by the same mixing procedure and then compacted to produce samples with matrix densities of 0.45 and 0.68 of the theoretical. The samples were sintered under identical temperature profiles in separate experiments that employed either a constant rate of heating of 4°C/min or near isothermal heating at 735°C. The ratio of the densification rate of the composite matrix to the densification rate of the unreinforced zinc oxide was found to be independent of the initial matrix density. This ratio increased significantly with temperature in the constant-heating-rate experiments but was relatively constant in the isothermal experiments. The results indicate that microstructural coarsening may be an important mechanism for explaining the reduced sinterability of polycrystalline matrix composites.  相似文献

This paper investigates the machinability of AISI 316L stainless steel without and with NMI treatment, when machined with three different PcBN tool grades: low cBN content (50% vol.), medium (65% vol.) and high (90% vol.). The NMI treatment consisted of resulfurized and Ca-treated steels with two different Si/Al ratio. The tool materials were evaluated in terms of tool life, showing the best performance for the medium cBN content grade. Results showed that the crater wear has a more significant effect on the tool performance than the standard wear criteria of maximum flank wear. The worn tools were examined using scanning electron microscopy (SEM), focused ion beam (FIB) and transmission electron microscopy (TEM). In most cases, the crater exhibited three distinct regions from the edge to the end of the contact zone: the plateau, middle crater, and the upper region. Plateau and crater region displayed tool protective layer (TPL), consisting mostly of Al, Si, Mg and Ca-oxides; and some dimples in the tool from preferential wear of cBN grains. In the upper region of the best performing material, a ~1.5 μm thick TPL of mostly MnCr2O4 spinel was found, a result of the transfer of Mn- and Cr-rich oxide NMIs found in this material or oxidation of workpiece material, during the machining process.  相似文献
