The operation of the mid-wave infrared (MWIR) HgCdTe cylindrical electron injection avalanche photodiode (e-APD) is described.
The measured gain and excess noise factor are related to the collection region fill factor. A two-dimensional diffusion model
calculates the time-dependent response and steady-state pixel point spread function for cylindrical diodes, and predicts bandwidths
near 1 GHz for small geometries. A 2 μm diameter spot scan system was developed for point spread function and crosstalk measurements at 80 K. An electron diffusion
length of 13.4 μm was extracted from spot scan data. Bandwidth data are shown that indicate bandwidths in excess of 300 MHz for small unit
cells geometries. Dark current data, at high gain levels, indicate an effective gain normalized dark density count as low
as 1000 counts/μs/cm2 at an APD gain of 444. A junction doping profile was determined from capacitance–voltage data. Spectral response data shows

Lead chalcogenide quantum dot (QD) infrared (IR) solar cells are promising devices for breaking through the theoretical efficiency limit of single-junction solar cells by harvesting the low-energy IR photons that cannot be utilized by common devices. However, the device performance of QD IR photovoltaic is limited by the restrictive relation between open-circuit voltages (VOC) and short circuit current densities (JSC), caused by the contradiction between surface passivation and electronic coupling of QD solids. Here, a strategy is developed to decouple this restriction via epitaxially coating a thin PbS shell over the PbSe QDs (PbSe/PbS QDs) combined with in situ halide passivation. The strong electronic coupling from the PbSe core gives rise to significant carrier delocalization, which guarantees effective carrier transport. Benefited from the protection of PbS shell and in situ halide passivation, excellent trap-state control of QDs is eventually achieved after the ligand exchange. By a fine control of the PbS shell thickness, outstanding IR JSC of 6.38 mA cm−2 and IR VOC of 0.347 V are simultaneously achieved under the 1100 nm-filtered solar illumination, providing a new route to unfreeze the trade-off between VOC and JSC limited by the photoactive layer with a given bandgap. 相似文献

在研究了大功率半导体激光器(HPLD)光束特性的基础上,提出了实现大功率半导体激光束变发散角的设计方法。针对线源像散激光光源设计了由两个垂直放置的平凸柱透镜组成的可变激光束发散角的整形系统。在满足光束发散角要求的前提下,通过离焦使其出射光束的发散角在一定范围内连续改变。建立了两个柱透镜移动量与光束发散角关系的数学模型。利用商用光学软件对整形系统进行了模拟,结果表明,光束发散角被压缩在一定范围内连续改变,从而可实现对不同范围物体照明。 相似文献

A method to produce monodisperse magnetic composite spheres with diameters from less than 100 nm to more than 1 μm in water solution is reported. The spheres consist of a dielectric silica core and a cobalt/cobalt oxide shell which can be protected from further oxidation with an outer shell of silica or, alternatively, they can be covered with the polymer polyvinylpyrrolidone as a stabilizer. The formation of a uniform magnetic shell proceeds with the adsorption of metallic cobalt seeds, produced by the reduction of cobalt chloride with sodium borohydride, on a self‐assembled layer of polyelectrolytes on the silica core. In the second step, an outer silica shell can be formed by the hydrolysis and condensation of (3‐aminopropyl)trimethoxysilane and tetraethoxysilane. The double‐shell composite spheres show excellent sphericity, monodispersity, and a magnetic hysteresis loop at room temperature. 相似文献

The synthesis of cylindrical silicon‐core and ferroelectric oxide perovskite‐shell nanowires and their response characteristics as individual three‐terminal nanoscale electronic devices is reported. The co‐axial nanowire geometry facilitates large ferroelectric field‐effect modulation (>104) of nanowire conductivity following sequential application and removal of an applied dc field. Source‐drain current–voltage traces collected during sweeps of ferroelectric gate potential and switching of the component of shell outward and inward polarization provide direct evidence of ferroelectric coupling on nanowire channel conductance. Despite a very small (1:20) ferroelectric‐to‐semiconductor channel thickness ratio, an unexpectedly strong electrostatic coupling of ferroelectric polarization to channel conductance is observed because of the co‐axial gate geometry and curvature‐induced strain enhancement of ferroelectric polarization. 相似文献

A novel hierarchical nanotube array (NTA) with a massive layered top and discretely separated nanotubes in a core–shell structure, that is, nickel–cobalt metallic core and nickel–cobalt layered double hydroxide shell (Ni?Co@Ni?Co LDH), is grown on carbon fiber cloth (CFC) by template‐assisted electrodeposition for high‐performance supercapacitor application. The synthesized Ni?Co@Ni?Co LDH NTAs/CFC shows high capacitance of 2200 F g?1 at a current density of 5 A g?1, while 98.8% of its initial capacitance is retained after 5000 cycles. When the current density is increased from 1 to 20 A g?1, the capacitance loss is less than 20%, demonstrating excellent rate capability. A highly flexible all‐solid‐state battery‐type supercapacitor is successfully fabricated with Ni?Co LDH NTAs/CFC as the positive electrode and electrospun carbon fibers/CFC as the negative electrode, showing a maximum specific capacitance of 319 F g?1, a high energy density of 100 W h kg?1 at 1.5 kW kg?1, and good cycling stability (98.6% after 3000 cycles). These fascinating electrochemical properties are resulted from the novel structure of electrode materials and synergistic contributions from the two electrodes, showing great potential for energy storage applications. 相似文献

Owing to the unique electronic properties, rare‐earth modulations in noble‐metal electrocatalysts emerge as a critical strategy for a broad range of renewable energy solutions such as water‐splitting and metal–air batteries. Beyond the typical doping strategy that suffers from synthesis difficulties and concentration limitations, the innovative introduction of rare‐earth is highly desired. Herein, a novel synthesis strategy is presented by introducing CeO2 support for the nickel–iron–chromium hydroxide (NFC) to boost the oxygen evolution reaction (OER) performance, which achieves an ultralow overpotential at 10 mA cm?2 of 230.8 mV, the Tafel slope of 32.7 mV dec?1, as well as the excellent durability in alkaline solution. Density functional theory calculations prove the established d–f electronic ladders, by the interaction between NFC and CeO2, evidently boosts the high‐speed electron transfer. Meanwhile, the stable valence state in CeO2 preserves the high electronic reactivity for OER. This work demonstrates a promising approach in fabricating a nonprecious OER electrocatalyst with the facilitation of rare‐earth oxides to reach both excellent activity and high stability. 相似文献

The first functional light‐emitting diodes (LEDs) based on quasi 2D colloidal core/shell CdSe/CdZnS nanoplatelets (NPLs). The solution‐processed hybrid devices are optimized with respect to their electroluminescent characteristics, first, by improving charge injection through exchanging the as‐synthesized NPL long‐chain ligands to shorter ones such as 3‐mercaptopropionic acid, and second, by comparing different hole‐transporting layers. NPL‐LEDs exhibit a maximum luminance of 4499 cd m‐2 and external quantum efficiencies of 0.63%. In particular, over different applied voltages, systematically narrow electroluminescence of full width at half maximum (FWHM) in the range of 25–30 nm is observed to be independent from the choice of device configuration and NPL ligands. As spectrally narrow electroluminescence is highly attractive in terms of color purity in the context of LED applications, these results emphasize the unique potential of this new class of colloidal core/shell nanoplatelet in achieving bright and functional LEDs of superior color purity. 相似文献
