Taking advantage of the unique characteristics of an ambipolar carbon nanotube field effect transistor (CNTFET), a ‘p-n junction’ is simulated along the single-walled carbon nanotube channel using two separate gates close to the source and drain of the CNTFET, respectively. The current-voltage characteristics of the double-gated CNTFET are calculated using a semiclassical method based on the Schottky barrier field effect transistor mechanism. The calculation results show a good rectification performance of the p-n junction.  相似文献

In this paper, the differential impedance analysis (DIA) has been applied to the study of the dielectric properties of hardened Portland cement paste. Two time constants are found in the impedance spectra obtained in the frequency region form 100 kHz to 15 MHz. One time constant has been attributed to the solid matrix and the other one to the liquid phase filling the pores. The effect of the cement paste-electrodes interface has been quantified using two different experimental set-ups. Measurements using direct contact between electrodes and cement paste have been compared with measurements using an air gap technique in which the specimen “floats” between the electrodes. The two referred time constants have been found in both types of measurements. The influence of drying on the dielectric parameters is also studied.  相似文献

Binary oxides of manganese and vanadium have been synthesized by solid state sintering, in which the mass ratio of the individual components Mn2O3 and VO2 have been varied from 90:10 to 5:95. The bulk ceramic samples were characterized by X-ray diffraction and scanning electron microscopy with energy dispersive X-ray analysis. The initial compositions either rich in Mn2O3 or in equi-proportion by mass with VO2 yield β-Mn2V2O7 or a new crystalline form of Mn2V2O7, with unit cell parameters: a = 7.73091 Å, b = 6.640788 Å, c = 6.70779 Å α = γ = 90° and β = 98.7086° which is designated as γ-Mn2V2O7. The compositions, richer in VO2 produce MnV2O6 co-existing with V2O5 the proportion of which increases with increase in VO2. The surface microanalysis shows a spherical-granular morphology in Mn2V2O7 structure and plate/rod-like structures co-existing with granular morphology in case of MnV2O6 together with V2O5. The electrical parameters of the negative temperature coefficient thermistors were determined. Depending on the constituent oxide composition, the NTC thermistors showed room temperature resistivity in the range of 6.52 × 102 to 6.1 × 106 Ω-cm. The thermistor constant and activation energy are in the range of 0.12–0.458 eV and 1393–4801 K, respectively.  相似文献

Sedimentation monitoring is widely used to control and optimize industrial processes. In this paper we propose a novel computational method for sedimentation monitoring using electrical impedance tomography (EIT). EIT measurements consist of electric current and voltage measurements that are made on the surface of the sedimentation tank and therefore they do not interfere with the sedimentation process. The proposed computational method is based on shape estimation and state estimation formulation of the EIT problem. The sedimentation is parameterized by the locations of the phase interfaces and conductivities of the phase layers. Three different evolution models for the state parameters are considered and the state estimates are computed using the extended Kalman filter algorithm. The performance of the method and the models are evaluated using simulated data from a six electrode EIT measurement configuration. From the results a promising performance of the method can be seen.  相似文献

The structural, electrical and optical properties of Na-doped CuInS2 thin films grown by spray pyrolysis were studied. These films crystallized in the sphalerite structure of CuInS2, and showed to contain traces of indium sulfide and CuIn5S8 as impurity phases. All films were In-rich and showed p-type conductivity. The film conductivity was strongly affected by Na-doping, which decreased from 10−2 to 10−5 S/cm by increasing the [Na]/[Cu] ratio from 0.005 to 0.03 in the spray solution. The band gap energy was observed to increase, from 1.4 to 1.45 eV, with increasing the [Na]/[Cu] ratio. Our results suggested that Na could be an effective acceptor impurity in sprayed CuInS2.  相似文献

通过对混合动力汽车电无级变速器传动机构原理分析,提出一种内燃机最佳效率控制策略。该策略主要是基于底层控制系统的硬件结构,根据上位机发送的指令对双机械端口电机的内转子进行转矩控制,实现内燃机最佳效率运行;对外转子进行转速控制,满足车辆运行需求。并且给出了该策略下转矩辨识的方法;同时给出在整车中车辆总成控制与双机械端口电机控制系统和其他系统配合关系。通过实验,验证了该控制策略可以实现内燃机最佳效率运行同时满足负载侧连续平滑调速的可行性。  相似文献

Hydrogen sulfide (H2S) was introduced into a microwave plasma chemical vapor deposition of microcrystalline diamond thin film. Secondary-ion mass spectroscopy showed that sulfur concentration was controlled from 2 × 1015 to 9 × 1017 cm− 3 by controlling the H2S/CH4 ratio, while that of hydrogen concentration was around 5 × 1020 cm− 3 and was independent of the H2S/CH4 ratio. Electrical conductance increased linearly as the S concentration increased from 2 × 1015 to 3 × 1016 cm− 3 without significant deterioration of film crystallinity, i.e., the amount of sp2 phase did not increase. Non-ohmic conduction was converted to ohmic conduction when the S concentration reached 9 × 1017 cm− 3 by increasing the H2S/CH4 ratio to 30,000 ppm. This modification was consistent to the formation of a graphitic phase by heavy S-doping, which was identified by Raman spectra and surface morphology.  相似文献
