A ternary WNxCy system was deposited in a thermal ALD (atomic layer deposition) reactor from ASM at 300 °C in a process sequence using tungsten hexafluoride (WF6), triethyl borane (TEB) and ammonia (NH3) as precursors. The WCx layers were deposited by a novel ALD process at a process temperature of 250 °C. The WNx layers were deposited at 375 °C using bis(tert-butylimido)-bis-(dimethylamido)tungsten (tBuN)2(Me2N)2W (imido-amido) and NH3 as precursors. WNx grows faster on plasma enhanced chemical vapor deposition (PECVD) oxide than WCx does on chemical oxide. WNxCy grows better on PECVD oxide than on thermal oxide, which is opposite of what is seen for WNx. In the case of the ternary WNxCy system, the scalability towards thinner layers and galvanic corrosion behavior are disadvantages for the incorporation of the layer into Cu interconnects. ALD WCx based barriers have a low resistivity, but galvanic corrosion in a model slurry solution of 15% peroxide (H2O2) is a potential problem. Higher resistivity values are determined for the binary WNx layers. WNx shows a constant composition and density throughout the layer.  相似文献

It has been long known that polymers can be mixed with clay minerals, however, the ideas of microcomposites have been expanded recently to a new and emerging class of clay-filled polymers, called Polymer-Clay Nanocomposites (PCN), which has experienced the real breakthrough early in the past decade only. This is a novel class of composites that are particle-filled polymers for which at least one dimension of the dispersed particles is in the nanometer range with very low filler loading (usually 2-6% by weight). Due to the unique structure, specifically the high aspect ratio of these mineral fillers, the resultant high surface area provides similar reinforcing performance to that of traditional minerals and fibers used in polymers and yet does not increase density, since loading levels are low. Because of the nanometer size of the particles, which is smaller than the wavelength of visible light, the reinforced polymer remains transparent. Other characteristics of these composites include high barrier performance and improved thermal stability, which make these compounds suitable for many applications. This review aims to provide a brief current overview in exploring this new class of polymer composites.  相似文献

High temperature persistent spectral hole burning up to room temperature has been observed in Eu3+ ions doped oxy-fluoride glasses with a composition of 30CaF2–10Al2O3–60B2O3 (mol%) melted in a reducing atmosphere. The hole stability was studied through light-induced hole refilling and temperature cycling experiments. The burned holes survive thermal cycling to 300 K due to a high barrier height of 0.69 eV in the sample.  相似文献

Abstract

Due to his resistance to oxidation, TaSiN is a promising candidate as an electric conductive barrier layer for integration of ferroelectrics and high permittivity oxides in advanced memory devices. Here we report on the properties and the resistance to oxidation of TaSiN thin films deposited by reactive sputtering using a TaSi2 target and then processed by rapid thermal annealing (RTA) in 18O2 at 650°C. We use RBS (Rutherford Backscattering Spectroscopy) and NRA (Nuclear Reaction Analysis) to determine film compositions and XRD (X-Ray Diffraction) to study their microstructure. The concentration depth profiles of 18O was measured after the RTA treatments via the narrow resonances 18O(p,α)15N at 151 keV (fwhm=100eV). The relationship between the depth profiles and the excitation curves were deduced with the aid of the SPACES simulation program.  相似文献

航天器密封舱地面试验中常利用降压法来抑制自然对流的影响,但是降压比的选择往往取决于一些未知参数,使得自然对流的抑制得不到保证.本文建立了某一载人航天器密封舱流动换热的稳态数值模型,通过对比研究地面试验与空间状态不同通风量下流动换热的变化情况,综合考虑人体舒适度、消除自然对流影响和能耗三方面,给出了密封舱最佳通风量.通过对比研究密封舱内不同气体压力条件下地面与空间条件的对流换热系数与温度分布情况,给出了可以忽略自然对流影响的临界压力及对应的Gr/Re2数.  相似文献

针对唐家山堰塞湖泄洪洞进口预留岩埂爆区周边环境复杂、施工工期短等难题,介绍了预留岩埂拆除爆破方案、钻爆参数设计,爆破网路布置和安全防护措施.采用GPS RTK与数字测深仪相结合的水下地形测量技术和“先减高削薄预拆除,再关闭检修闸门往堰内充水平压后一次爆除”方案,较好的解决爆渣拥堵、飞石破坏等问题,确保岩埂拆除安全准爆.预拆除后岩埂拆除方量约1000 m3,平均炸药单耗1.34 kg/m3,最大单响药量按43.2 kg控制;清渣完毕后,基槽底部开挖高程达到设计高程705 m,爆破效果比较理想.  相似文献

A Y2O3?stabilized ZrO2 coating on three different oxide-dispersed (Y2O3, ZrO2 and Al2O3) β-NiAl substrates was studied to evaluate the spallation behaviour of the coating and its effect on the oxidation behavior of these alloy substrates. Spallation of the coating during cyclic testing at 1200°C primarily occurred at the Al2O3 scale-substrate interface and was dependent on the adhesion of the scale to the substrate. Uncoated, Y2O3?dispersed β-NiAl had the best Al2O3 scale adhesion and the coated β-NiAl substrate had the longest coating lifetime. Al2O3?dispersed β-NiAl exhibited the poorest scale adhesion and the coating completely spalled after two 2-hour cycles. For this model-type system, the growth of voids at the metal-scale interface appears to be critical in determining scale adhesion and thus coating lifetime.  相似文献
