感光材料内包装黑色膜的制造工艺与性能

抑制锡须的方法

无铅封装工艺是IC制造商为了顺应电子产品无铅化趋势而发展起来的,但存在晶须生成的潜在威胁。因此,锡须的抑制方法成为研究的关键。对电子集成电路封装行业中常见的9种抑制锡须的方法──避免局部镀纯锡,选择亚光或低应力镀锡,选择适宜的镀层厚度,选择适宜的阻挡层,纯锡镀层表面回流处理,退火处理,避免在纯锡镀层表面进行压负载操作,采用有机涂层或其它金属涂层,采用适宜的电镀添加剂等进行了总结,为IC业无铅电镀提供参考依据。     

用于集成电路软封装黑胶的研制

本文采用双酚A或双酚F型环氧树脂、胺类固化剂，改性叔胺固化促进剂，阻燃性填料配制成软片装黑胶—FZ—101黑胶，进行了固化温度和时间以及贮存期等试验，同时于美国同类产品HysolE01016胶进行比较．     

FT1500处理器中仿真驱动的DDR3封装设计

针对高性能微处理器封装中DDR3的信号完整性和电源完整性问题,提出了仿真驱动的封装设计方法：在设计之初通过前仿真制定准确的设计规则和目标,在设计过程中通过仿真指导设计优化,在设计完成后用后仿真验证设计结果。应用该方法设计了FT1500芯片封装,实测结果表明,该芯片的DDR3接口可以稳定工作在1400Mbps。     

Effects of gold plating on the resistance to high temperature discoloration of the cavity for ceramic packages

The effects of thickness and types of gold plating on the resistance to high temperature discoloration of gold plating on cavity surface of ceramic package were investigated. It was found that the thicker gold plating, the less discoloration degree for ceramic packages. Non-cyanide gold plating performed better resistance to high-temperature aging than cyanide gold plating. The relationship between the gold plating thickness and the amount of diffused Ni to the gold plating of ceramic packages with Au/Ni and Au/Ni-Co platings after heating at 420℃for 15 min was also studied. When the gold plating thickness reach 2.0 μm and 1.6 μm for Au/Ni and Au/Ni-Co plating systems, respectively, no discoloration was observed on the gold plating surface of cavity, and the corresponding diffused Ni amounts (mass fraction) are 1.0% and 0.4%, while the diffused Co to the gold plating is 0.04%.

E-ARK: Harmony of Social/Cultural Records Across Europe

E-ARK (European Archiving of Records and Knowledge Preservation) is currently introducing standardization, new tools, and infrastructure into pan-European digital archival systems. The results of this pilot project can be applied to higher education where research data centers are required to preserve data for re-use in accordance with new open policies.

We elucidate how the E-ARK best practice survey has informed the development of new information packages for ingest, preservation, and re-use, and show how these can be applied to the Arts, Humanities, and Social Sciences with practical exemplars such as census data.     

TAPI软电话通信系统的模块化设计

基于能量特征的脑电信号特征提取与分类

为了快速、有效地提取脑电特征,提高分类正确率,采用带通滤波和小波包分析的方法提取Mu、Beta节律对应的脑电信号,在时域范围内,将信号幅度的平方作为能量特征值;在频域范围内,采用AR模型功率谱估计法所得的功率谱密度作为能量特征值.根据运动想象脑电信号特点,构造左右通道信号能量差值的符号特性作为分类判别依据,进行分类测试,方法简单.初步实验结果表明,所利用的两种方法的分类正确率达87.857%.
