Si衬底上Ta-N/Cu薄膜性能研究

对Si衬底上Ta-N/Cu薄膜进行了电学和热学分析，结果发现500℃以下薄膜电随几乎不变，600-690℃下的退火引起的电阻率降低是由于Ta-N电阻的热氧化和Cu熔化扩散引起的，而690℃以上的电阻率增加是由于Cu引线传输能力减弱所致，为0.18μm以下的超大规模集成电路中的Cu引线和电阻薄膜的制作提供了有益的借鉴。

In-situ composite Cu-Cr contact cables with high strength and high conductivity

In order to develop a new type of contact cable with high strength and high electrical conductivity, Cu-Cr alloy series were selected as materials and Cu-Cr alloy castings were produced by means of directional solidification continuous casting (DSCC) process. The results show that the fibrillar strengthening phase, 13-Cr, orderly arranges among the copper matrix phase along the wire direction; and a microstructure of in-situ composite forms, which retains the basic property of good conductivity of the copper matrix and meanwhile obtains the strengthening effect of [3-Cr phase. The production technology as well as the mechanical property, electrical property, and synthetic property of the in-situ composite contact cables was discussed.     

高铬锰白口铸铁的软化处理

研究了 4种退火工艺对高铬锰白口铸铁组织和硬度的影响规律。结果表明 ,采用 85 0℃保温 4h ,随后于 72 0℃保温 6h退火工艺 ,硬度最低为 36～ 38HRC ,机加工性能最好。     

用于千兆以太网基带铜缆接收器均衡的甚高频自适应 连续时间Gm-C 二阶带通滤波器的研究和设计

本文设计了用于千兆以太网基带铜缆接收器均衡的甚高频自适应连续时间Gm-C二阶带通滤波器。基于最陡梯度下降算法，带通滤波器的零点在57－340MHz的频率范围内可以自适应地调节，中心频率为1.278GHz。通过外接电阻伺服环路，滤波器中跨导转换器的跨导值不受工艺偏差和温度变化的影响，采用CSMC－HJ0.6μm CMOS工艺器件模型，用Cadence Spectres仿真器仿真了设计的自适应滤波器电路，仿真结果验证了设计原理和设计的电路。系统的最长学习时间为880个参考时钟周期。     

Continuous precipitation of calcium sulfate dihydrate from waste sulfuric acid and lime

Precipitation of calcium sulfate dihydrate, gypsum, from (i) a pure sulfuric acid/lime suspension and (ii) a waste sulfuric acid/lime suspension in a continuous pilot plant in the temperature range from 40 °C to 80 °C was studied. It was observed that in the case of waste sulfuric acid with a high content of Mg²⁺ and Fe²⁺ ions, several hours after the beginning of the precipitation, partial dissolution of the product and modification of the crystals from needle‐ and plate‐like to agglomerated structures occurred. It is suggested that the secondary changes occur due to the increased concentration of Mg²⁺ and Fe²⁺ ions in the reactor. Below 60 °C, and above 70 °C plate‐like and needle‐like single crystals respectively were formed. The mean size (d₅₀) of the crystals was found to increase with increasing temperature and decrease with the initial concentration of lime. Gypsum produced between 70 °C and 80 °C is suitable for further processing for construction plaster. Structural and electronic properties of CuInSe2

Structural investigation on monocrystalline CuInSe₂ samples has been made. From the single crystal results, the space group of CuInSe₂ was confirmed to be Iˉ42d and the crystal solidification direction was investigated. Compositional uniformity of the ingots was established by EPMA and it was found that the indium concentration was greater than that for copper. Systematic annealing experiments were carried out in vacuum at different temperatures (as low as 160° C) and for different times. Large variation in resistivity was observed after the annealing treatment. P-type samples were found to convert to n-type after the heat-treatments.
