Compiler compatible 5.66 Mb/mm2 8T 1R1W register file in 14 nm FinFET technology

1-read/1-write (1R1W) register file (RF) is a popular memory configuration in modern feature rich SoCs requiring significant amount of embedded memory. A memory compiler is constructed using the 8T RF bitcell spanning a range of instances from 32 b to 72 Kb. An 8T low-leakage bitcell of 0.106 μm² is used in a 14 nm FinFET technology with a 70 nm contacted gate pitch for high-density (HD) two-port (TP) RF memory compiler which achieves 5.66 Mb/mm² array density for a 72 Kb array which is the highest reported density in 14 nm FinFET technology. The density improvement is achieved by using techniques such as leaf-cell optimization (eliminating transistors), better architectural planning, top level connectivity through leaf-cell abutment and minimizing the number of unique leaf-cells. These techniques are fully compatible with memory compiler usage over the required span. Leakage power is minimized by using power-switches without degrading the density mentioned above. Self-induced supply voltage collapse technique is applied for write and a four stack static keeper is used for read Vmin improvement. Fabricated test chips using 14 nm process have demonstrated 2.33 GHz performance at 1.1 V/25 °C operation. Overall V_min of 550 mV is achieved with this design at 25 °C. The inbuilt power-switch improves leakage power by 12x in simulation. Approximately 8% die area of a leading 14 nm SoC in commercialization is occupied by these compiled RF instances.

钻井钢丝绳对于钻井平台安全可靠性有直接影响。采用磁性检测方法对钻井钢丝绳进行检测,并对钻井钢丝绳的励磁方式、聚磁方法及传感器与钢丝绳的配合间隙问题进行分析。在此基础上,研制了钻井钢丝绳检测仪器,能够实现对钻井钢丝绳断丝、磨损等缺陷的定性、定量检测,并能够对缺陷进行定位,为钻井钢丝绳的寿命评估提供了依据,对提高钻井平台的安全性具有重要意义。     

Performance discrepancies on the California Verbal Learning Test-Second Edition (CVLT-II) in the standardization sample.

The standardization data for the California Verbal Learning Test-Second Edition (CVLT-II; D. C. Delis, J. H. Kramer, E. Kaplan, & B. A. Ober, 2000) were used to evaluate the base rate of 6 specific discrepancies between various key variables. The results indicated that CVLT-II performance discrepancies should equal or exceed 1 or 1.5 z score points (depending on the individual comparison) in the hypothesized direction to be considered potentially unusual. However, because about 1 in 3 persons in the standardization sample displayed at least 1 such large discrepancy, it is concluded that these base rates should be viewed only as a starting point for interpretation. Cued recall from image and sentence memory: A shift from episodic to identical elements representation.

The applicability of the identical elements (IE) model of arithmetic fact retrieval (T. C. Rickard, A. F. Healy, & L. E. Bourne, 1994) to cued recall from episodic (image and sentence) memory was explored in 3 transfer experiments. In agreement with results from arithmetic, speedup following even minimal practice recalling a missing word from an episodically bound word triplet did not transfer positively to other cued recall items involving the same triplet. The shape of the learning curve further supported a shift from episode-based to IE-based recall, extending some models of skill learning to cued recall practice. In contrast with previous findings, these results indicate that a form of representation that is independent of the original episodic memory underlies cued-recall performance following minimal practice. AlSb晶体内二维磁极化子的磁场与温度效应

一种改进型自适应加权模糊均值滤波算法

针对原有的自适应加权模糊均值AWFM滤波器对局部噪声幅度估计不足的缺点。提出了一种新的改进型自适应加权模糊均值MAWFM滤波算法。该算法采用了一种新的模糊检测方法，可以同时检测各个像素点的正负向噪声幅度，从而能够建立一种新的自适应的模糊信号空间，以适应噪声在各个图像局部的变化。实验结果表明，MAWFM滤波器比以前的AWFM滤波器及传统的中值滤波器均有较优越的性能。     

8VSB芯片的层次式设计方法
