The trapping/detrapping behavior of charge carriers in ultrathin SiO2/TiO2 stacked gate dielectric during constant current (CCS) and voltage stressing (CVS) has been investigated. Titanium tetrakis iso-propoxides (TTIP) was used as the organometallic source for the deposition of ultra-thin TiO2 films at low temperature (<200 °C) on strained-Si/relaxed-Si0.8Ge0.2 heterolayers by plasma-enhanced chemical vapor deposition (PECVD) in a microwave (700 W, 2.45 GHz) plasma cavity discharge system at a pressure of 66.67 Pa. Stress-induced leakage current (SILC) through SiO2/TiO2 stacked gate dielectric is modeled by taking into account the inelastic trap-assisted tunneling (ITAT) mechanism via traps located below the conduction band of TiO2 layer. The increase in the gate current density observed during CVS from room temperature up to 125 oC has been analyzed and modeled considering both the buildup of charges in the layer as well as the SILC contribution. Trap generation rate and trap cross-section are extracted. A capture cross-section in the range of 10−19 cm2 as compared to 10−16 cm2 in SiO2 has been observed. A temperature-dependent trap generation rate and defects have also been investigated using time-dependent current density variation during CVS. The time dependence of defect density variation is calculated within the dispersive transport model, assuming that these defects are produced during random hopping transport of positively charge species in the insulating high-k stacked layers. SILC generation kinetics, i.e. defect generation probability under different injected fluences for various high-constant stress voltages in both polarities have been studied. An empirical relation between trap generation probability and applied stress voltage for various injected fluences has been developed. 相似文献

Successful spinal cord repair is thought to be promoted with hierarchically structured scaffolds. These should combine aligned porosity with additional linear features on the micrometer scale to guide axons across multiple length scales. Such scaffolds are generated through the carefully controlled directional solidification of an aqueous biopolymer solution, followed by lyophilization. Under specific freezing conditions this yields a highly regular and aligned lamellar architecture. This architecture exhibits uniform ridges of controlled height and width on the lamellar surface. These ridges run parallel to the pore axis, serving as secondary guidance features. The ridges are capable of linearly aligning 62.4% of chick dorsal root ganglia neurites to within ±10° of the ridge direction. Notably, neurites sprouting perpendicular to the ridge are guided into alignment with these microridged features. 相似文献

Robust ultrathin multilayer films of silk fibroin were fabricated by spin coating and spin‐assisted layer‐by‐layer assembly and their mechanical properties were studied both in tensile and compression modes for the first time. The ultrathin films were characterized by a high elastic modulus of 6–8 GPa (after treatment with methanol) with the ultimate tensile strength reaching 100 MPa. The superior toughness is also many times higher than that usually observed for conventional polymer composites (328 kJ m–3 for the silk material studied here versus typical values of < 100 kJ m–3). These outstanding properties are suggested to be caused by the gradual development of the self‐reinforcing microstructure of highly crystalline β‐sheets, serving as reinforcing fillers and physical crosslinks, a process that is well known for bulk silk materials but it is demonstrated here to occur in ultrathin films as well, despite their limited dimensions. However, the confined state within films thinner than the lengths of the extended domains causes a significantly reduced elasticity which should be considered in the design of nanosized films from silk materials. Such regenerated silk fibroin films with outstanding mechanical strength have potential applications in microscale biodevices, biocompatible implants, and synthetic coatings for artificial skin. 相似文献

采用sol-gel法制备纳米BaTiO3基PTCR粉体,并以其为原料,采用水基流延成型工艺制备片式PTCR。研究了在sol-gel法制备BaTiO3粉体中,施受主元素含量、陶瓷的烧成温度与PTC效应、晶粒尺寸的关系以及水基流延工艺中各种添加剂对浆料和膜片性能的影响。结果表明:以纳米BaTiO3粉体为原料、水基流延的片式PTCR坯片,在1240℃下就能半导化,所得陶瓷样品的升阻比高于104,温度系数大于13%℃–1,平均晶粒尺寸小于2μm。 相似文献

Induced polarization shows a significant influence on dielectric permittivity of 0–3 polymer composites containing Si-based semi-conductive fillers. The nature of induced polarization is the increased electric conductivity or decreased band gap in Si-based semi-conductive fillers. In this work, the dependence of induced polarization onto particle size of α-SiC filler together with polarity of polymer matrix and Si-based semi-conductive filler has been elaborately investigated by detecting the permittivity of composites. It was found that increasing the grain size of SiC filler, improving the polarity of polymer matrix and reducing the band-gap of Si-based semi-conductive filler could favor the enhancement of the overall induced polarity in the composites. As a result, the significantly improved dielectric permittivity of composites higher than both of the neat polymer and filler was observed depending on the constituents of the composites. The highest dielectric permittivity of ~215@1 kHz was achieved in poly(vinyl alcohol) based composite filled with 60 vol% of 12 µm SiC particles. The dielectric permittivity of these 0–3 composites could be well tuned in a wide range through altering their constituents. This work might open a facile route to obtain the promising high-performance dielectric composite materials by regulating the degree of induced polarization. 相似文献
