Non-linear current–voltage characteristics related to native defects in SrTiO3 and ZnO bicrystals

SrTiO₃ and ZnO bicrystals with various types of boundaries were fabricated in order to examine their current–voltage characteristics across single grain boundaries. Their grain boundary structures were also investigated by high-resolution transmission electron microscopy. In Nb-doped SrTiO₃, electron transport behaviors depend on the type of boundaries. Random type boundaries exhibit highly non-linear current–voltage characteristics, while low angle boundaries show a slight non-linearity. On the contrary, undoped ZnO does not exhibit non-linear current–voltage characteristics in any type of boundaries including random ones. It is suggested that the differences observed in current–voltage properties between the two systems are mainly due to the difference in the accumulation behavior of acceptor-like native defects at grain boundaries. A clear non-linearity is obtained by means of Co-doping even for the highly coherent Σ1 boundary in a ZnO bicrystal. This is considered to result from the production of acceptor-like native defects by Co-doping.     

Thermal Conductivity Measurement of an Electron-Beam Physical-Vapor-Deposition Coating

An industrial ceramic thermal-barrier coating designated PWA 266, processed by electron-beam physical-vapor deposition, was measured using a steady-state thermal conductivity technique. The thermal conductivity of the mass fraction 7 % yttria-stabilized zirconia coating was measured from 100 °C to 900 °C. Measurements on three thicknesses of coatings, 170 μm, 350 μm, and 510 μm resulted in thermal conductivity in the range from 1.5 W/(m·K) to 1.7 W/(m·K) with a combined relative standard uncertainty of 20 %. The thermal conductivity is not significantly dependent on temperature.     

山西引黄工程南干线7# 隧洞衬砌外水压力研究

本文采用综合修正系数取代规范建议的单一折减系数,用渗流场分析方法确定作用在引黄入晋南干线7#隧洞衬砌上的外水压力。由己知钻孔水位及泉水位反演出各地层的渗透张量及地表入渗强度求得初始渗流场。衬砌外水压力分析中考虑了衬砌混凝土的渗透性以及排水、灌浆等工程措施的影响。根据分析结果,提出了系统排水孔布置的建议,得出了在相应的排水减压措施下衬砌厚度由原设计35cm减至25cm,这一建议已被采用,取得了巨大经济效益。     

阜新市细河改造工程坝基渗漏计算及处理效果分析

阜新市细河改造工程由四座橡胶坝和两岸防洪大堤组成，由于堤(坝)基第四系冲洪积层广泛发育，存在渗漏同题。合理选择施工处理方案，是工程成功的关键。作者根据场区不同的地质条件环境条件采取有针对性的不同处理方案，既解决了防渗问题又缩短了施工工期，降低工程造价，取得了很好的经济效益和社会效益。     

东方红浆砌石重力坝扬压力安全评价

东方红水库大坝是一座运行近40a的浆砌石重力坝，坝体裂缝、坝体渗漏及坝体碳化严重，扬压力有逐年增高的趋势。本文利用坝基扬压力测压管水位观测资料建立了测压管水位的统计模型，并结合现场渗漏实测流量资料建立了渗流反分析模型，详细分析了坝基的渗流性态和扬压力状态，并对其渗流性态做出安全评价。     

青海省桥头电厂河子沟灰场拦洪坝粘滞流模型试验分析

本文采用粘滞流模型试验对青海桥头电厂河子沟灰场拦洪坝设计方案进行了论证，分析了多种防渗条件下的渗流场特点，提出了满足工程运作的既经济又合理的建议。     

基于电报编码的"电子喉"系统

本文介绍一种能够解决有语言障碍的人汉语发音问题的计算机软件系统，此系统采用电报和五笔画编码方案作为汉字输入方法，自建了一套汉字录入和检索体系，并利用Microsoft公司的Speech SDK4.0和Concatenated Text-to-Speech Engine建立了专用的语音库，本系统使得有语言障碍的人可以与其他正常人之间进行正常的交流，从而避免了使用哑语带来的不便。     

低温烧结SrTiO_3晶界势垒高度的研究

本文利用双Ｓｃｈｏｔｔｋｙ势垒模型依据ＳｒＴｉＯ３晶界层电容器材料的Ｒ～Ｔ特性和室温下的Ｉ～Ｖ特性获得了晶界势垒高度随温度变化的关系．结果表明，势垒高度随温度的升高而增加．这一结果与用各不同温度下的Ｉ～Ｖ特性拟合所得到的势垒值基本相符．     

Schottky barrier heights of contact metals to p-type ZnSe

Schottky barrier heights (SBHs) of a variety of metals (In, Cd, Nb, Ti, W, Cu, Ag, Au, Ni, Pt, and Se) contacting to p-ZnSe grown by a molecular beam epitaxy method were determined by analyzing capacitance-voltage (C-V) and/or current density-voltage (J-V) curves. The SBH values of the Au and Ni contacts were determined from intersections of straight lines of the C⁻²-V curves to be 1.23 and 1.13 eV, respectively. The J-V calculations provided a large SBH value of 1.2 ± 0.1 eV for a variety of metals, indicating that the Fermi-level could be pinned at the contact interface. Reduction of the SBH values to a level lower than 0.4 eV and/or increase of doping concentrations to a level higher than 10²⁰ cm⁻³ are essential to obtain an ohmic contact with contact resistivity of around 10⁻³ Ω·cm².     

Spectral Feature Analysis of Semiconductor Thin Disk Laser

This work gives the basic operation function of the semiconductor disk laser, and analyses the heat effect by the experimentally measured photoluminescence spectrum of the laser chip at different pump power and different temperatures.
