A 300-MHz 25-/spl mu/A/Mb-leakage on-chip SRAM module featuring process-variation immunity and low-leakage-active mode for mobile-phone application processor

An on-chip 1-Mb SRAM suitable for embedding in the application processor used in mobile cellular phones was developed. This SRAM supports three operating modes - high-speed active mode, low-leakage low-speed active mode, and standby mode - and uses a subdivisional power-line control (SPC) scheme. The combination of three operating modes and the SPC scheme realizes low-power operation under actual usage conditions. It operates at 300 MHz, with leakage of 25 /spl mu/A/Mb in standby mode, and 50 /spl mu/A/Mb at the low-leakage active mode. This SRAM also uses a self-bias write scheme that decreases of minimum operating voltage by about 100 mV.     

Wortmannin, a specific inhibitor of phosphatidylinositol-3-kinase, inhibits erythropoietin-induced erythroid differentiation of K562 cells

We report a large kindred in which a punctate palmoplantar keratoderma (PPK) is associated with malignancy, including Hodgkin's disease, renal, breast, pancreatic and colonic adenocarcinomas. The family was traced through four generations, and over 320 individuals were identified, of whom 49 had punctate PPK. The punctate PPK appeared to be inherited as an autosomal dominant trait with variable penetrance. Ten of the 43 adults (23%) with punctate PPK developed malignancies, and five of these developed before the age of 50. Of the 271 unaffected individuals, six (2%) have developed malignancies, one prior to the age of 50. The association of keratoderma and malignancy is discussed.     

90-nm process-variation adaptive embedded SRAM modules with power-line-floating write technique

The power consumption of a low-power system-on-a-chip (SoC) has a large impact on the battery life of mobile appliances. General SoCs have large on-chip SRAMs, which consume a large proportion of the whole LSI power. To achieve a low-power SoC, we have developed embedded SRAM modules, which use some low-power SRAM techniques. One technique involves expanding the write margin; another is a power-line-floating write technique, which enables low-voltage write operation. The power-line-floating write technique makes it possible to lower the minimum operating supply voltage by 100 mV. The other techniques involve using a process-variation-adaptive write replica circuit and reducing leakage current. These techniques reduce active power during write operations by 18% and reduce active leakage of the word-line driver by 64%. The prototype SRAM modules achieve 0.8-V operation, and a 512-kb SRAM module achieves 48.4-/spl mu/A active leakage and 7.8-/spl mu/A standby leakage with worst-leakage devices.     

Study on super-long-life cores loaded with minor actinide fuel

Super-long-life fast breeder reactor cores (SLLC) loaded with minor actinide (MA) fuel were designed aiming at continuous operation without refueling during plant lifetime and efficient reduction of MA nuclides (Np, Am and Cm). The feasibility was studied from nuclear and thermal characteristics. As a result, 1000 MWe and 300 MWe SLLCs with small reactivity change and power swing during plant lifetime were found to be feasible. MAs can be confined and transmuted in the reactor during plant life. A 1000 MWe SLLC can transmute MAs of 10 ton which come from 13 light water reactors (1000 MWe).     

Chemical Recognition of Partner Plant Species by Foundress Ant Queens in Macaranga–Crematogaster Myrmecophytism

The partnership in the Crematogaster–Macaranga ant–plant interaction is highly species-specific. Because a mutualistic relationship on a Macaranga plant starts with colonization by a foundress queen of a partner Crematogaster species, we hypothesized that the foundress queens select their partner plant species by chemical recognition. We tested this hypothesis with four sympatric Macaranga species and their Crematogaster plant-ant species. We demonstrated that foundress Crematogaster queens can recognize their partner Macaranga species by contact with the surface of the seedlings, that they can recognize compounds from the stem surface of seedlings of their partner plant species, and that the gas chromatographic profiles are characteristic of the plant species. These findings support the hypothesis that foundress queens of the Crematogaster plant-ant species select their partner Macaranga species by recognizing nonvolatile chemical characteristics of the stem surfaces of seedlings.     

Drying of Sewage Sludge During Composting in an Updraft Dryer with the Concept of Using Self-Energy Generated Within the System

An innovative technology for sewage treatment systems is proposed. A mixture of sewage sludge and char particle is subjected to drying in the progress of composting in an updraft column. Exothermic heat generated during composting is utilized for energy of sludge drying. The char particle in the mixture contributes to enhancement of composting and drying rate. This study presents drying and composting behaviors of sludge to examine the effect of char addition. A fundamental drying experiment was carried out by hot-air heating of the sample in a small vessel. The drying characteristic curve for a mixture of sludge and char was greater than the sample of only sludge over a whole period if the drying rates were compared with the same moisture content. The drying behavior could be analyzed with a reasonable agreement by the water front receding model. The enhancement effect of drying and composting of sludge by char addition was confirmed by examination using a pilot scale of the updraft column whose volume was 50 m³. Sludge with 400% dry base (80% wet base) in moisture content could be dried successfully to lower moisture content than 67% dry base (40% wet base) only by exothermic heat during composting without supplying any auxiliary energy from the outside, and the treatment time was reduced by mixing char in sludge. The behavior was analyzed with a satisfactory agreement by a theoretical model employing moisture diffusion parameters determined from the drying characteristic curve.     

Ferroelectric properties of ultrathin films of Nylon 11

Ferroelectric properties of ultrathin films of Nylon 11 were investigated. The thickness was in the range of 25 to 55 nm. Ferroelectric response was largely affected by thermal annealing and following cooling conditions. Thermal annealing at higher temperature followed by quenching in liquid nitrogen gave larger remanent polarization and smoother surface, whereas cooling down in an ambient atmosphere caused smaller remanent polarization and rough surface. Surface roughness strongly affected the polarization reversal and remanent polarization. Hydrogen bonding in crystal was also significantly related to the polarization reversal and thus remanent polarization.
