An improved parasitic parameter extraction method for InP high electron mobil-ity transistor(HEMT)is presented.Parasitic parameter extraction is the first step of model parameter extraction and its accuracy has a great impact on the subsequent internal pa-rameter extraction.It is necessary to accurately determine and effectively eliminate the parasitic effect,so as to avoid the error propagation to the internal circuit parameters.In this paper,in order to obtain higher accuracy of parasitic parameters,parasitic parameters are extracted based on traditional analytical method and optimization algorithm to obtain the best parasitic parameters.The validity of the proposed parasitic parameter extraction method is verified with excellent agreement between the measured and modeled S-param-eters up to 40 GHz for InP HEMT.In 0.1-40 GHz InP HEMT,the average relative error of the optimization algorithm is about 9%higher than that of the analysis method,which verifies the validity of the parasitic parameter extraction method.The extraction of parasit-ic parameters not only provides a foundation for the high-precision extraction of small sig-nal intrinsic parameters of HEMT devices,but also lays a foundation for the high-preci-sion extraction of equivalent circuit model parameters of large signal and noise signals of HEMT devices.  相似文献

In this article, we present the optical design of a novel diagnostic on the HL-2 A tokamak, i.e. the20-channel edge Lyman-alpha beam emission spectroscopy, which is a promising solution for edge density turbulence research on tokamaks, as it offers the possibility of density fluctuation measurement with a 3.3 mm spatial resolution while maintains a high temporal resolution of1 μs. The optical path, including the reflective collection optics, the high-dispersion spectrometer, and the linear detector array, is carefully optimized to obtain a good image quality and a high throughput. The maximum root mean square radius of the collection optics is 64 μm.The detected photon flux is estimated to be about 10~(11) photons/s/channel.  相似文献

This paper proposes a novel design of intermediate frequency(IF) digital receiver for wideband inverse synthetic aperture radar(ISAR) based on compressed sensing(CS). For the convenience in engineering application, we use random sampling in the digital receiver and make it possible to digitize the wideband IF signal using a commercial off-the-shelf analog-to-digital converter with sub-Nyquist sample rate. Besides, a novel basis for the sparse representation of real-valued ISAR radar echoes is built in this paper, and an orthogonal CS reconstructing algorithm is proposed based on this. Using our proposed method, the complex-valued range profile of target can be directly reconstructed from the subsampled real raw echo. The phase information of target range profile, which is very important for the coherent processing in ISAR imaging, is well reserved during the reconstruction. As a result, the down converter and matched filter, which are essential in conventional radar receiver, can be eliminated in our CS digital receiver. A series of simulation validates our design and demonstrates the feasibility of the sub-Nyquist sampling. The simulation results of ISAR imaging verify the validity and superiority of the proposed orthogonal reconstructing method.  相似文献

The hot deformation characteristics of Rene88 DT superalloy with directionally solidified microstructure produced by electroslag remelting continuous directionally solidification(ESR-CDSò) were studied in the temperature range of 1,040–1,140 °C and strain rate range of 0.001–1.000 s-1by hot compression tests. Flow curves for Rene88 DT alloy with initial directionally solidified(DS)microstructure exhibit pronounced peak stresses at the early stage of deformation followed by the occurrence of dynamic softening phenomenon. Rene88 DT alloy with DS microstructure shows higher flow peak stresses compared with HIPed P/M superalloy FGH4096, but the disparities in peak stresses between ESR-CDSed Rene88 DT and HIPed P/M superalloy FGH4096 reduce as temperature increases. The improvement of hot workability of DS alloy with columnar grains avoiding the maximum shear stress comes true. A hot deformation constitutive equation as a function of strain that describes the dependence of flow stress on strain rate and temperature is established. Hot deformation apparent activation energy(Q) varies not only with the strain rate and temperature but also with strain. The strain rate sensitivity exponent(m) map is established at the strain of 0.8, which reveals that global dynamic recrystallization(DRX) shows a relatively high m value in a large strain compression.Optimum parameters are predicted in two regions:T = 1,100–1,130 °C,_e = 0.100–1.000 s-1and T = 1,080–1,100 °C,_e = 0.010–0.100 s-1, which is based on processing maps and deformation microstructure observations.  相似文献

Basins with various mineral resources coexisting and enriching often occupy an important strategic position. The exploration of various mineral resources is repetitive at present due to unshared data and imperfect management mechanism. This situation greatly increases the cost of energy exploitation in the country. Traditional data-sharing mode has several disadvantages, such as high cost, difficulty in confirming the right of data, and lack of incentive mechanism, which make achieving real data sharing difficult. In this paper, we propose a data-sharing mechanism based on blockchain and provide implementation suggestions and technical key points. Compared with traditional data-sharing methods, the proposed data-sharing mechanism can realize data sharing, ensure data quality, and protect intellectual property. Moreover, key points in the construction are stated in the case study section to verify the feasibility of the data-sharing system based on blockchain proposed in this paper.  相似文献

We propose an analytical model to evaluate the lightpath blocking performance for a single ROADM node with intra-node add/drop contention,in which the number of lightpaths that can be added/dropped with the same wavelength is limited by the add/drop contention factor.Different models of traffic load per nodal degree are considered to validate the effectiveness of the analytical model.The simulation results show that the proposed analytical model is effective in predicting the performance for different values of add/drop contention factor C and for variable offered loads at the node.The add/drop contention factor shows an important impact on the lightpath blocking performance and properly raising the contention factor can significantly improve the lightpath blocking performance.When the add/drop contention factor C exceeds a certain level,the performance of a ROADM with intra-node contention is close to that of a contentionless ROADM.  相似文献

Based on the needs of the market,a new 52 MPa medium-density and high-strength ceramic proppant was prepared by adopting third grade bauxite and clay as raw materials and using the solid phase sintering method,and the effect of the firing temperature on the microstructure,phase composition and mechanical properties of the ceramic proppant was studied. The broken resistance mechanism of this ceramic proppant was also discussed. The results show that the main phases of the prepared ceramic proppant are mullite and corundum; the broken rates are 3. 92% and 7. 21% under 52 MPa and69 MPa,respectively.  相似文献

In this work,the ionospheric variability is analyzed by applying the wavelet decomposition technique to the noontime fo F2,F10.7,interplanetary magnetic field(IMF)Bz,Ap,and lower thermospheric temperature at pressure of 10?4 h Pa in 2002.Results show that the variance of periodic oscillations in the ionosphere is largest in the 2–4-day period and declines with the increase of the period.The maximum variance of the periodic oscillations in solar irradiation is in the 16–32-day period.For geomagnetic activities,most of the variance is about equally distributed on intervals of periods shorter than 32 days.Variance distributions of IMF Bz and lower thermospheric temperature are similar to those of the ionosphere.They show the maximum in the 2–4-day period and decline with the increase of the period.By analyzing the distributions of the variances,the potential connections between the ionosphere and the external sources are discussed.  相似文献
