We report on the fabrication and characterization of high-speed p-type modulation-doped field-effect transistors (MODFETs) with 0.7-μm and 1-μm gate-lengths having unity current-gain cut-off frequencies (fT) of 9.5 GHz and 5.3 GHz, respectively. The devices were fabricated on a high hole mobility SiGe heterostructure grown by ultra-high-vacuum chemical vapor deposition (UHV-CVD). The dc maximum extrinsic transconductance (gm) is 105 mS/mm (205 mS/mm) at room temperature (77 K) for the 0.7-μm gate length devices. The fabricated devices show good pinch-off characteristics and have a very low gate leakage current of a few μA/mm at room temperature and a few nA/mm at 77 K  相似文献

An analysis is presented to investigate the effects of buoyancy and curvature on convection along vertical cylinders and needles placed in a micropolar fluid. The governing equations for momentum, angular momentum and energy are solved numerically by finite difference scheme. The heat transfer results are presented for a range of values of the buoyancy parameters, the curvature parameter and the material parameters of the fluid. The effect of the microrotation boundary conditions on heat transfer is discussed.  相似文献

High-efficiency video coding is the latest standardization effort of the International Organization for Standardization and the International Telecommunication Union. This new standard adopts an exhaustive algorithm of decision based on a recursive quad-tree structured coding unit, prediction unit, and transform unit. Consequently, an important coding efficiency may be achieved. However, a significant computational complexity is resulted. To speed up the encoding process, efficient algorithms based on fast mode decision and optimized motion estimation were adopted in this paper. The aim was to reduce the complexity of the motion estimation algorithm by modifying its search pattern. Then, it was combined with a new fast mode decision algorithm to further improve the coding efficiency. Experimental results show a significant speedup in terms of encoding time and bit-rate saving with tolerable quality degradation. In fact, the proposed algorithm permits a main reduction that can reach up to 75 % in encoding time. This improvement is accompanied with an average PSNR loss of 0.12 dB and a decrease by 0.5 % in terms of bit-rate.  相似文献

The objective of this study is to obtain the optimum design for reinforced concrete continuous beams in terms of cross section dimensions and reinforcement details using a fine tuned Artificial Bee Colony (ABC) Algorithm while still satisfying the constraints of the ACI Code (2008). The ABC algorithm used in this paper has been slightly modified to include a Variable Changing Percentage (VCP) that further improves its performance when dealing with members consisted of multiple variables. The objective function is the total cost of the continuous beam which includes the cost of concrete, formwork and reinforcing steel bars. The design variables used are beam width, beam height, number and diameter of: bottom continuous reinforcing bars, bottom cutoff reinforcing bars, top continuous reinforcing bars and top cutoff reinforcing bars as well as the diameter of stirrups. Four RC beams of varying complexity are presented and optimized. The first three beams are used to fine tune the control parameters of the ABC algorithm, whereas the fourth beam was previously optimized by Arafa et al. (J Artif Intell 76–88, 2011) and is presented here to prove the superiority of this relatively new optimization algorithm.  相似文献

The novelty of this paper is the use of an efficient beam theory for bending, free vibration and buckling analysis of functionally graded material (FGM) beams on two-parameter elastic foundation. The present theory accounts for both shear deformation and thickness stretching effects by a parabolic variation of all displacements across the thickness, and satisfies the stress-free boundary conditions on the upper and lower surfaces of the beam without requiring any shear correction factor. Due to porosities, possibly occurring inside FGMs during fabrication, it is therefore necessary to consider the vibration, bending and buckling behaviors of beams having porosities in this work. The equation of motion for FGM beams is obtained through Hamilton’s principle. The closed form solutions are obtained by using Navier technique, and then fundamental frequencies are found by solving the results of eigenvalue problems. The validity of the present theory is investigated by comparing some of the present in literature. It can be concluded that the proposed theory is accurate and simple in solving the bending, free vibration and buckling behaviors of FGM sandwich beams.  相似文献

In this work, we investigate the structural behavior of a micro-electromechanical system arch microbeam actuated by electric fringing-fields where the electrodes are located at both side of the microbeam. In this particular configuration, the electrostatic actuating force is caused by the asymmetry of the fringing electric fields acting in a direction opposite to the relative deflection of the microbeam. A reduced-order model is derived for the considered system using the so-called Galerkin decomposition and assuming linear undamped mode shapes of a straight beam as basis functions in the decomposition process. A static analysis is performed to investigate the occurrence of any structural instability. The eigenvalue problem is then investigated to calculate the fundamental as well as higher natural frequencies variation of the microbeam with the applied DC load. A bifurcation analysis is then implemented to derive a criterion for whether symmetric or asymmetric bifurcation is occurring during the static structural instability. The results show elimination of the so-called pull-in instability in this kind of systems as compared to the regular case of parallel-plates electrostatic actuation. The bifurcation analysis shows that the arch goes for asymmetric bifurcation (symmetry breaking) with increase in initial elevation without the occurrence of symmetric bifurcation (snap-through) for any initial elevation.  相似文献

The generation of scientific information for improved understating of the physical dynamics of a lake is fundamental for guiding lake stakeholders and managers at the local level to implement best management practices and help design effective management strategies and policies at higher levels. Multitemporal bathymetric information on lakes is very important in hydrology and sediment studies to more clearly indicate environmental changes and to understand the effects of land processes on the hydrology of lakes. Accordingly, the purpose of this study was to map bathymetric charts of Lake Hayq 1 in Ethiopia and to derive morphometric parameters, including depth, volume, area, width and length, and to plot curves illustrating the relationships between these parameters. The bathymetric survey was carried out using a combination of a SonarLite Portable Echo Sounder and Global Positioning System (GPS) to generate three‐dimensional (XYZ) hydrographic data. Surfer 8.01 and ArcGIS 9.3 software program were used for surface, gridding and morphometric analyses. Comparison of the results of this study with a previous study conducted in 1941 indicated the lake has experienced changes in depth and surface area. To reduce the negative impacts of human‐induced activities on the ecohydrology of the lake, and to maintain its ecological integrity, appropriate and integrated lake management practices must be adopted. This will necessitate policy formulation, active lake basin stakeholder involvement and implementation of basin‐wide lake management to ensure sustainable use of the lake and its basin resources.  相似文献

A numerical investigation is performed to analyze the coupled heat and mass transfer in porous media with a strong exothermic reaction. Similar problems have received great attention due to their relevance in a wide variety of engineering applications, such as heat pipes, drying technologies, nuclear reactors, catalytic reactors, environmentally clean utilization of energy, and many others. The momentum transfer in the porous substrate is modeled with the Darcy–Brinkman–Forchheimer law, while the temperature and concentration fields are obtained subsequently from the energy and diffusion equations. The considered configuration consists of a cylindrical duct where a first-order reaction is supposed to occur. The governing equations are solved by using the finite-volume method. The SIMPLER algorithm is applied to solve the momentum and continuity equations. The power-law scheme is used to model the interaction between convection and diffusion terms. The effect of the main governing parameters, such as permeability, aspect ratio, solid-to-fluid conductivity ratio, Reynolds number, Biot number, and the modified Frank-Kamenetskii number, are studied. The comparison with previously published work shows excellent agreement.  相似文献
