This paper describes a new write/erase method for flash memory to improve the read disturb characteristics by means of drastically reducing the stress leakage current in the tunnel oxide. This new write/erase operation method is based on the newly discovered three decay characteristics of the stress leakage current. The features of the proposed write/erase method are as follows: 1) the polarity of the additional pulse after applying write/erase pulse is the same as that of the control gate voltage in the read operation; 2) the voltage of the additional pulse is higher than that of a control gate in a read operation, and lower than that of a control gate in a write operation; and 3) an additional pulse is applied to the control gate just after a completion of the write/erase operation. With the proposed write/erase method, the degradation of the read disturb life time after 106 write/erase cycles can be drastically reduced by 50% in comparison with the conventional bipolarity write/erase method used for NAND type flash memory. Furthermore, the degradation can he drastically reduced by 90% in comparison with the conventional unipolarity write/erase method fur NOR-, AND-, and DINOR-type flash memory. The plain-strain fracture toughness of WC-8%Co hard metal, K IC, was measured using single edge-notched beam (SENB) specimens with fatigue precrack. The fatigue precrack was introduced with compressive fatigue cycling in four-point bending at room temperature. Since stable fatigue-crack propagation was obtained from the notch tip, it was easy to control the fatigue-precrack length. A reasonable K IC value of 13.3 MPa m1/2 was obtained with the fatigue-precracked SENB specimens in four-point bending. The compressive fatigue-precracking technique in four-point bending was simple and convenient, and is therefore applicable to precracking in a variety of brittle materials prior to fracture-toughness measurements.  相似文献

A direct ethanol fuel cell (DEFC), which is less prone to ethanol crossover, is reported. The cell consists of PtRu/C catalyst as the anode, Nafion® 117 membrane, and Ni–Co–Fe (NCF) composite catalyst as the cathode. The NCF catalyst was synthesized by mixing Ni, Co, and Fe complexes into a polymer matrix (melamine-formaldehyde resins), followed by heating the mixture at 800 °C under inert atmosphere. TEM and EDX experiments suggest that the NCF catalyst has alloy structures of Ni, Co and Fe. The catalytic activity of the NCF catalyst for the oxygen reduction reaction (ORR) was compared with that of commercially available Pt/C (CAP) catalyst at different ethanol concentrations. The decrease in open circuit voltage (Voc) of the DEFC equipped with the NCF catalysts was less than that of CAP catalyst at higher ethanol concentrations. The NCF catalyst was less prone to ethanol oxidation at cathode even when ethanol crossover occurred through the Nafion®117 film, which prevents voltage drop at the cathode. However, the CAP catalyst did oxidize ethanol at the cathode and caused a decrease in voltage at higher ethanol concentrations.  相似文献

We developed a noble technique for the fine-particle handling in plasmas. In this method a pair of point electrodes are introduced in the plasma, to which positive pulses are applied alternatively. When the pulse repetition period is shorter than the particle response time, the particles feel only time-averaged force because of their large mass. Spatial profile of the equivalent potential of the time-averaged force varies from a circle to an ellipse with an increase in the local discharge at the electrodes. The particles are eventually transported toward a middle point between two point-electrodes, being almost independent of their initial positions. This method is quite effective for converging fine particles in the plasma.  相似文献

A W2C-nanoparticle-reinforced Si3N4-matrix composite was fabricated by sintering porous Si3N4 that had been infiltrated with a tungsten solution. During the sintering procedure, nanometer-sized W2C particles grew in situ from the reaction between the tungsten and carbon sources considered to originate mainly from residual binder. The W2C particles resided in the grain-boundary junctions of the Si3N4, had an average diameter of ∼60 nm, and were polyhedral in shape. Because the residual carbon, which normally would obstruct sintering, reacted with the tungsten to form W2C particles in the composite, the sinterability of the Si3N4 was improved, and a W2C–Si3N4 composite with almost full density was obtained. The flexural strength of the W2C–Si3N4 composite was 1212 MPa, ∼34% higher than that of standard sintered Si3N4.  相似文献

Freestream and vortex preservation properties of a weighted essentially nonoscillatory scheme (WENO) and a weighted compact nonlinear scheme (WCNS) on curvilinear grids are investigated. While the numerical technique used for the compact difference scheme can be applied to WCNS, applying it to WENO is difficult. This difference is caused by difference in the formulation of numerical fluxes. WENO computed in the generalized coordinate system does not work well for either freestream or vortex preservation, whereas WENO computed in the Cartesian coordinate system works well for both freestream and vortex preservation, but its resolution is lower than that of WCNS. In addition, WENO in the Cartesian coordinate system costs three times as much as WENO or WCNS in the generalized coordinate system. Therefore, WENO in the Cartesian coordinate system is not suitable for solving Euler equations on a curvilinear grid. On the other hand, WCNS computed in the generalized coordinate system works well for freestream and vortex preservation when used with the numerical technique proposed for the compact difference scheme. The results show that WCNS with this numerical technique can be used for an arbitrary grid system. In this paper, the excellent freestream and vortex preservation properties of WCNS when used with the numerical technique, compared with those of WENO, are shown for the first time.  相似文献

Experiments were conducted on simultaneous recovery of uranium and plutonium electrochemically into laboratory scale liquid cadmium cathodes (LCCs) at different U/Pu ratios in the salt phase, and the influence of the salt composition on the recovered amounts of uranium and plutonium, the morphologies of uranium and plutonium in the LCC, and the behavior of americium, which is present as a decay product of plutonium-241, were examined. As a result, it was shown that there is a threshold in the U/Pu ratio in the salt phase between 1/4.3 and 1/1.73 for the successful simultaneous recovery of uranium and plutonium up to 10 wt% in the LCC at high current efficiencies. In the LCC, uranium and plutonium existed in the forms of intermetallic compounds, (U, Pu)Cd6 and (U, Pu)Cd11, and also pure uranium metal. It was also revealed that americium associates with plutonium according to the separation factor during the LCC operation.  相似文献

The omnifocus video camera takes videos, in which objects at different distances are all in focus in a single video display. The omnifocus video camera consists of an array of color video cameras combined with a unique distance mapping camera called the Divcam. The color video cameras are all aimed at the same scene, but each is focused at a different distance. The Divcam provides real-time distance information for every pixel in the scene. A pixel selection utility uses the distance information to select individual pixels from the multiple video outputs focused at different distances, in order to generate the final single video display that is everywhere in focus. This paper presents principle of operation, design consideration, detailed construction, and over all performance of the omnifocus video camera. The major emphasis of the paper is the proof of concept, but the prototype has been developed enough to demonstrate the superiority of this video camera over a conventional video camera. The resolution of the prototype is high, capturing even fine details such as fingerprints in the image. Just as the movie camera was a significant advance over the still camera, the omnifocus video camera represents a significant advance over all-focus cameras for still images.  相似文献

The high-temperature fracture of composite materials containing strong particles is discussed on the basis of micromechanical models in which the recovery effect by diffusion of atoms is taken into account. The results of the calculations are compared with experimental results on 21Cr-4Ni-9Mn steels which consist of equiaxed grains containing rod-like M23 C6 carbide particles. The internal stresses acting in the particles and the grains are calculated on the basis of the model. The fracture mode of the material changes from transgranular to grain boundary fracture with increasing temperature, and the elongation of the material increases as a result. These experimental observations can be interpreted in terms of the calculation results of the constant stress model in which non-uniform distribution of plastic strain is assumed, but the calculated results of the constant strain model cannot explain the experimental results.  相似文献
