A technology for increasing both the two-terminal gate-drain breakdown and subsequently the three-terminal-off-state breakdown of AlInAs/GaInAs high-electron-mobility transistors (HEMTs) to record values without substantial impact on other parameters is presented. The breakdown in these structures is dependent on the multiplication of electrons injected from the source (channel current) and the gate (gate leakage) into the channel. In addition, holes are generated by high fields at the drain and are injected back into the gate and source electrodes. These phenomena can be suppressed by increasing the gate barrier height and alleviating the fields at the drain. Both have been achieved by incorporating a p+-2DEG junction as the gate that modulates the 2DEG gas and by utilizing selective regrowth of the source and drain regions by MOCVD. The 1-μm-gate-length devices fabricated have two-terminal gate-drain and three-terminal-off-state breakdown voltages of 31 V and 28 V, respectively  相似文献

It has been experimentally demonstrated by Faugère that his F5 algorithm is the fastest algorithm for calculating Gröbner bases. Computational efficiency of F5 is due to not only applying linear algebra but also using the new F5 criterion for revealing useless zero reductions. At the ISSAC 2010 conference, Gao, Guan, and Volny presented G2V, a new version of the F5 algorithm, which is simpler than the original version of the algorithm. However, the incremental structure of G2V used in the algorithm for applying the F5 criterion is a serious obstacle from the point of view of application of Buchberger’s second criterion. In this paper, a modification of the G2V algorithm is presented, which makes it possible to use both Buchberger criteria. To experimentally study computational effect of the proposed modification, we implemented the modified algorithm in Maple. Results of comparison of G2V and its modified version on a number of test examples are presented.  相似文献

An experimental study was performed to investigate the impact of low salinity water on wettability alteration in carbonate core samples from southern Iranian reservoirs by spontaneous imbibition. In this paper, the effect of temperature, salinity, permeability and connate water were investigated by comparing the produced hydrocarbon curves. Contact angle measurements were taken to confirm the alteration of surface wettability of porous media. Oil recovery was enhanced by increasing the dilution ratio of sea water, and there existed an optimum dilution ratio at which the highest oil recovery was achieved. In addition, temperature had a very significant impact on oil recovery from carbonate rocks. Furthermore, oil recovery from a spontaneous imbibition process was directly proportional to the permeability of the core samples. The presence of connate water saturation inside the porous media facilitated oil production significantly. Also, the oil recovery from porous media was highly dependent on ion repulsion/attraction activity of the rock surface which directly impacts on the wettability conditions. Finally, the highest ion attraction percentage was measured for sodium while there was no significant change in pH for all experiments.  相似文献

Controlled degradation and transiency of materials is of significant importance in the design and fabrication of degradable and transient biomedical and electronic devices and platforms. Here, the synthesis of programmable biodegradable and transient insulating polymer films is reported, which have sufficient physical and chemical properties to be used as substrates for the construction of transient electronics. The composite structure can be used as a means to control the dissolution and transiency rate of the polymer composite film. Experimental and computational studies demonstrate that the addition of gelatin or sucrose to a PVA polymer matrix can be used as a means to program and either slow or enhance the transiency of the composite. The dissolution of the polymer composites are fitted with inverse exponential functions of different time constants; the lower time constants are an indication of faster transiency of the polymer composite. The addition of gelatin results in larger time constants, whereas the addition of sucrose generally results in smaller time constants.  相似文献

Multi-layered spherical pressure vessels were manufactured through the application of the integral hydro-bulge forming (IHBF) method. A spherical pressure vessel consisting of five layers of AISI 1018 steel was manufactured. The thickness of each layer was approximately 1.6 mm and each layer was separated by a fluid filled gap from the next layer. The process showed a linear relationship between the number of layers and the maximum pressure that the vessel can support before leaking (burst pressure). The IHBF method promises to be less costly and more effective in the manufacturing of thick multi-layered vessels in comparison with the conventional practice of manufacturing such vessels. This paper introduces a modified structure for parallel-plate-based MEMS tunable capacitors. The capacitor has triangular electrodes with geometric and structural asymmetry, which enhances its performance. The device structure is also equipped with a set of cantilever beams between capacitor’s electrodes, called middle beams. These beams provide extra stiffness as tuning voltage increases and delay the pull-in which results in a higher tunability. They also reduce the high sensitivity of the capacitance to the voltage change and linearize the C-V response. An analytical model is developed to optimize the capacitor’s dimensions for maximum linearity of the response. Numerical simulations demonstrate tunabilities over 150% where more than 2/3 of which is highly linear. Capacitors fabricated with PolyMUMPs verify that the design technique proposed in this paper can improve the linearity of the device and increase the maximum tunability. The proposed design has a simple geometry and is fabricated using three structural layers, and therefore, it can be easily integrated in tunable filters or other RF circuits.  相似文献

Cancer is the second most common cause of death in the world. The principal limitations thus far encountered in the clinical practice of probing cancer are diverse and include low sensitivity, time consumption, bulkiness, and cost. In this respect, nanomaterial (NM)‐based sensing techniques are recognized as a superior alternative to efficiently resolve such limitations. A better understanding of NM‐based sensing platforms is thus important so that these novel avenues can easily be explored for clinical applications. These platforms have the merits of high sensitivity, high specificity, rapid response, and easy‐to‐read signals. This review offers a comprehensive survey of NM‐based advanced cancer‐sensing techniques and will help the scientific community establish optimum sensing strategies based on an accurate assessment of the interactions between cancer biomarkers and NM‐based platforms.  相似文献

There has been much interest to emulate the behavior of Output Queued switches. The early result of such attempts was reported by Prabhakar and McKeown using the CIOQ switches with speedup factor of 4. Subsequently, Stoica and Zhang and independently Chuang et al. showed that a speedup of 2 in conjunction with their scheduling schemes would be sufficient for CIOQ switches to emulate Output Queued switches.Additionally, Chuang et al. showed that in “Average Sense” a speedup of 2?1/N is necessary and sufficient for CIOQ to emulate Output Queued switch behavior.Our paper reports that in the “Strict Sense” a speedup of 2 is both necessary and sufficient. We show this requirement using examples for 2x2 and 3x3 switches. Then, with a constructed traffic pattern, it is proved that in the “Strict Sense” a speedup of 2 is necessary to emulate the behavior of an Output Queued switch for any switch size N.Combining this result with the previous scheduling schemes, we conclude that in the “Strict Sense”, a speedup of 2 is the necessary and sufficient condition to emulate the behavior of an Output Queued switch, using a CIOQ switch.Additionally, easing the assumptions and allowing the packet segmentation, it is shown that the speedup requirement to emulate the behavior of an Output Queued switch can be reduced to values even smaller than 2?1/N. For this case a lower bound of 3/2 and an upper bound of 2 is proved.  相似文献
