Nanorod field-effect transistors (FETs) that use multiple Mg-doped ZnO nanorods and a SiO2 gate insulator were fabricated and characterized. The use of multiple nanorods provides higher on-currents without significant degradation in threshold voltage shift and subthreshold slopes. It has been observed that the on-currents of the multiple ZnO nanorod FETs increase approximately linearly with the number of nanorods, with on-currents of ~1 muA per nanorod and little change in off-current (~4times10-12). The subthreshold slopes and on-off ratios typically improve as the number of nanorods within the device channel is increased, reflecting good uniformity of properties from nanorod to nanorod. It is expected that Mg dopants contribute to high n-type semiconductor characteristics during ZnO nanorod growth. For comparison, nonintentionally doped ZnO nanorod FETs are fabricated, and show low conductivity to compare with Mg-doped ZnO nanorods. In addition, temperature-dependent current-voltage characteristics of single ZnO nanorod FETs indicate that the activation energy of the drain current is very low (0.05-0.16 eV) at gate voltages both above and below threshold  相似文献

Lifelong high-altitude residents of North and South America acquire blunted hypoxic ventilatory responses and exhibit decreased ventilation compared with acclimatized newcomers. The ventilatory characteristics of Himalayan high-altitude residents are of interest in the light of their reportedly lower hemoglobin levels and legendary exercise performance. Until recently, Sherpas have been the only Himalayan population available for study. To determine whether Tibetans exhibited levels of ventilation and hypoxic ventilatory drives that were as great as acclimatized newcomers, we compared 27 lifelong Tibetan residents of Lhasa, Tibet, China (3,658 m) with 30 acclimatized Han ("Chinese") newcomers matched for age, body size, and extent of exercise training. During room air breathing, minute ventilation was greater in the Tibetan than in the Han young men because of an increased respiratory frequency, but arterial O2 saturation and end-tidal PCO2 did not differ, indicating similar levels of effective alveolar ventilation. The Tibetan subjects had higher hypoxic ventilatory response shape parameter A values and hypercapnic ventilatory responsiveness than the Han subjects. Among the Han subjects, duration of high-altitude residence correlated with the degree of blunting of the hypoxic ventilatory drive. Paradoxically, hyperoxia (inspired O2 fraction 0.70) increased minute ventilation and decreased end-tidal PCO2 in the Tibetan but not in the Han men. We concluded that lifelong Tibetan residents of high altitude neither hypoventilated nor exhibited blunted hypoxic ventilatory responses compared with acclimatized Han newcomers, suggesting that the effects of lifelong high-altitude residence on ventilation and ventilatory response to hypoxia differ in Tibetan compared with other high-altitude populations.  相似文献

This does not affect the main findings of the paper.] Reactivity to smoking-related cues may play a role in the maintenance of smoking behavior and may change depending on smoking status. Whether smoking cue-related functional MRI (fMRI) reactivity differs between active smoking and extended smoking abstinence states currently is unknown. We used fMRI to measure brain reactivity in response to smoking-related versus neutral images in 13 tobacco-dependent subjects before a smoking cessation attempt and again during extended smoking abstinence (52 ± 11 days) aided by nicotine replacement therapy. Prequit smoking cue induced fMRI activity patterns paralleled those reported in prior smoking cue reactivity fMRI studies. Greater fMRI activity was detected during extended smoking abstinence than during the prequit assessment subcortically in the caudate nucleus and cortically in prefrontal (BA 6, 9, 44, 46), primary somatosensory (BA 1, 2, 3), temporal (BA 22, 41, 42), parietal (BA 7, 40) anterior cingulate (BA 24, 32), and posterior cingulate (BA 31) cortex. These data suggest that during extended smoking abstinence, fMRI reactivity to smoking versus neutral stimuli persists in brain areas involved in attention, somatosensory processing, motor planning, and conditioned cue responding. In some brain regions, fMRI smoking cue reactivity is increased during extended smoking abstinence in comparison to the prequit state, which may contribute to persisting relapse vulnerability. The Mars Odyssey Gamma Ray Spectrometer has yielded planetary data of global extent. Such remote-sensing missions usually assign the value of a continuous-valued geospatial attribute to a uniform latitude-longitude grid of bins. Typical attributes include elemental-mass fraction, areal fraction of a mineral type, areal fraction of rocks, thermal inertia, etc. The fineness of the grid is chosen according to the spatial resolution of the orbiter and concomitant data processing. We describe methods to maximize the information extracted from both bin and regional data. Rigorous use of statistical parameters and related methods for inter- and intra- regional comparisons are also discussed. While we discuss results from the Mars Odyssey mission, the techniques we describe are applicable whenever continuous-valued attributes of a planet’s surface are characterized with bins and regions. Our goal is to distill the simplest statistical methods for regional comparisons that would be intuitively accessible to planetary scientists.  相似文献

The goal of this paper is to investigate the relation between object-oriented design choices and defects in software systems, with focus on a real-time telecommunication domain. The design choices are measured using the widely accepted metrics suite proposed by Chidamber and Kemerer for object oriented languages [S.R. Chidamber, C.F. Kemerer, A metrics suite for object oriented design, IEEE Transactions on Software Engineering 20 (6) (1994) 476-493].This paper reports the results of an extensive case study, which strongly reinforces earlier, mainly anecdotal, evidence that design aspects related to communication between classes can be used as indicators of the most defect-prone classes.Statistical models applicable for the non-normally distributed count data are used, such as Poisson regression, negative binomial regression, and zero-inflated negative binomial regression. The performances of the models are assessed using correlations, dispersion coefficients and Alberg diagrams.The zero-inflated negative binomial regression model based on response for a class shows the best overall ability to describe the variability of the number of defects in classes.  相似文献

OBJECTIVE: To assess the effect of mixing the insulin analog lispro (Humalog) with NPH (Humulin I) before injection on lispro's fast, short action profile. RESEARCH DESIGN AND METHODS: A total of 12 healthy volunteers received subcutaneous abdominal injections of 0.1 U/kg regular insulin and 0.2 U/kg NPH insulin as follows: lispro and NPH injected separately (treatment group A), lispro and NPH mixed in the syringe up to 2 min before single injection (treatment group B), and human regular insulin and NPH mixed and injected as in group B (treatment group C), on separate occasions, in random order. Plasma glucose was maintained for 12 h by intravenous 20% glucose. Pharmacokinetic and pharmacodynamic parameters were compared by analysis of variance for repeated measures. RESULTS: Peak plasma insulin levels (2.6 +/- 0.8 vs. 2.2 +/- 0.6 vs. 1.9 +/- 0.6 ng/ml, P = 0.075), total glucose infused (121.5 +/- 32.8 vs. 135.0 +/- 49.0 vs. 117.3 +/- 39.9 mg.kg-1.min-1, P = 0.53), and maximum glucose infusion rate (GIRmax) (8.3 +/- 0.9 vs. 8.0 +/- 1.7 vs. 7.1 +/- 2.4 mg.kg-1.min-1, P = 0.65) were not significantly different between treatments. The times until peak insulin concentrations were similar in treatment groups A and B, but significantly shorter than in treatment group C (0.9 +/- 0.3 and 1.2 +/- 0.2 vs. 2.0 +/- 0.4 h, respectively, P = 0.042). The times until GIRmax were also not different (113.9 +/- 41 and 122.0 +/- 45 vs. 209.0 +/- 51.3 min, respectively, P = 0.002). The glucose infusion rate (GIR) then fell to 50% GIRmax more quickly in treatment groups A and B than in treatment group C (239.9 +/- 40.5 vs. 292.4 +/- 133.3 vs. 399.5 +/- 78.3, respectively, P = 0.005). CONCLUSIONS: The action profile of lispro is not attenuated by mixing lispro with NPH in the syringe immediately before injection. The advantages are available to those individuals who need to combine types of insulin before injection to achieve optimal diabetes control.  相似文献

Deep fading, e.g., > 40 dB, was observed at 9.6 GHz on a 150 km path with terminals at 3025 and 3300 m elevations and with no significant illumination of the earth's surface. Fades at two antennas separated horizontally by 100 m were largely uncorrelated. Phase variability was also measured and is presented in terms of spectra and coherency between antennas with 10 m and 100 m horizontal spacing.  相似文献

Vertical integration offers numerous advantages over conventional structures. By stacking multiple-material layers to form double gate transistors and by stacking multiple device layers to form multidevice-layer integration, vertical integration can emerge as the technology of choice for low-power and high-performance integration. In this paper, we demonstrate that the vertical integration can achieve better circuit performance and power dissipation due to improved device characteristics and reduced interconnect complexity and delay. The structures of vertically integrated double gate (DG) silicon-on-insulator (SOI) devices and circuits, and corresponding multidevice-layer (3-D) SOI circuits are presented; a general double-gate SOI model is provided for the study of symmetric and asymmetric SOI CMOS circuits; circuit speed, power dissipation of double-gate dynamic threshold (DGDT) SOI circuits are investigated and compared to single gate (SG) SOI circuits; potential 3-D SOI circuits are laid out. Chip area, layout complexity, process cost, and impact on circuit performance are studied. Results show that DGDT SOI CMOS circuits provide the best power-delay product, which makes them very attractive for low-voltage low-power applications. Multidevice-layer integration achieves performance improvement by shortening the interconnects. Results indicate that up to 40% of interconnect performance improvements can be expected for a 4-device-layer integration.  相似文献

The occurrence time of the output pulse of a hybridly mode-locked dye laser is studied. The good agreement between the experimental results and the theory serves to further verify the Maxwell-Schrodinger model used, and therefore serves to improve understanding of this ultrashort pulse laser. More importantly, from a practical standpoint, the studies directly address the issues of output pulse stability and timing jitter, two common problems in hybridly mode-locked dye lasers  相似文献
