Manufacturing a low-resistive Ohmic metal contact on p-type InP crystals for various applications is a challenge because of the Fermi-level pinning via surface defects and the diffusion of p-type doping atoms in InP. Development of wet-chemistry treatments and nanoscale control of p-doping for InP surfaces is crucial for decreasing the device resistivity losses and durability problems. Herein, a proper combination of HCl-based solution immersion, which directly provides an unusual wet chemical-induced InP(100)c(2 × 2) atomic structure, and low-temperature Mg-surface doping of the cleaned InP before Ni-film deposition is demonstrated to decrease the contact resistivity of Ni/p-InP by the factor of 10 approximately as compared to the lowest reference value without Mg. Deposition of the Mg intermediate layer on p-InP and postheating of Mg/p-InP at 350 °C, both performed in ultrahigh-vacuum (UHV) chamber, lead to intermixing of Mg and InP elements according to X-ray photoelectron spectroscopy. Introducing a small oxygen gas background (O2 ≈ 10−6 mbar) in UHV chamber during the postheating of Mg/p-InP enhances the indium outdiffusion and provides the lowest contact resistivity. Quantum mechanical simulations indicate that the presence of InP native oxide or/and metal indium alloy at the interface increases In diffusion.  相似文献

Micrometeorites-submillimetre-sized particles derived from asteroids and comets-occur in significant quantities in deep sea sediments, and the ice sheets of Greenland and Antarctica. The most abundant micrometeorites are cosmic spherules, which contain nickel-rich spinels that were crystallized and oxidized during atmospheric entry, therefore recording the oxygen content in the uppermost atmosphere. But the use of micrometeorites for detecting past changes in the flux of incoming extraterrestrial matter, and as probes of the evolution of the atmosphere, has been hampered by the fact that most objects with depositional ages higher than 0.5 Myr show severe chemical alteration. Here we report the discovery of unaltered cosmic spherules in a 1.4-Gyr-old sandstone (red bed) from Finland. From this we infer that red beds, a common lithology in the Earth's history, may contain substantial unbiased populations of fossil micrometeorites. The study of such populations would allow systematic research on variations in the micrometeorite flux from the early Proterozoic era to recent times (a time span of about 2.5 Gyr), and could help to better constrain the time when the atmospheric oxygen content was raised to its present level.  相似文献

A simple procedure is described for the determination of total inorganic carbon, and some gases, in water. The sample is injected into a bubbling chamber where gases are stripped from solution and carried to the analyser. Carbonates can be converted to free CO2 by a continuous feed of acid to the bubbling chamber. Excess water is removed with a carrier gas and separated in a condenser. Since no manipulations are needed, other than to inject samples into the bubbling chamber, the method is very rapid, requiring 20–40 s for 1 sample. The procedure is suitable for routine use and a relative standard deviation is typically about 0.5%.  相似文献

We studied seasonal and between-tree variation in the composition and content of total and individual low-molecular-weight phenolics (LMWP) in leaves of mountain birch trees (Betula pubescens ssp.tortuosa). The major phenolic compounds were chlorogenic acid, quercetin-3-O--D-glucuronopyranoside, myricetin-3-O-(5-acetyl)-L-rhamnopyranoside, and 1-O-galloyl--D-(2-O-acetyl)-glucopyranose. The content of total phenolics, as well as the sum of individual LMWP, varied only slightly among trees while variation in contents of individual LMWP was large. Concentrations of almost all phenolics decreased during the growing season but pairwise correlations between individual phenolics remained similar over the whole season indicating tree-specific LMWP profiles over the season. Among flavonoids, the between-tree component of variation was 2.6 times as large as the seasonal component, while for variation of nonflavonoids the between-tree component was larger than the seasonal one. To explain the significant correlations within both flavonoid and nonflavonoid compounds, we discuss the biogenesis of LMWP in birch leaves, as well as their ecological role.  相似文献

This in vitro study was aimed to evaluate the possible changes in wettability of an etched glass ceramic surface to silane primers, adhesive resin and resin cement when the surface had been neutralized by a special neutralizing agent after etching. Rectangular shaped specimens were cut from the CAD blocks of an e-max lithium disilicate glass ceramic, cut specimens were sequentially polished and ultrasonically cleaned. All the specimens were etched for 20 s with 5% hydrofluoric acid and ultrasonically cleaned. Specimens were randomly assigned to one control group (without neutralization) and one treatment group (with neutralization) having 20 specimens each. The specimens of each group were further divided into two subgroups having 10 specimens each and tested to determine the effect of neutralizing agent on wettability of experimental and commercial silanes. Each subgroup specimen was tested for wettability to adhesive resin and commercial resin cement. Data were analyzed using two-way ANOVA. Neutralizing the ceramic surface did not show a significant effect on wettability to the silanes and the resin based materials, but the experimental silane showed better wettability than the commercial silane. The adhesive resin had statistically significant lower contact angle (high wettability) values than the commercial resin cement. The results of the current study suggested that the neutralizing agent did not have an impact on the wettability of the etched ceramic. However, there were differences in wetting properties of the silane primers, and adhesive resin versus resin composite luting cements.  相似文献

Insect damage changes plant physiology and chemistry, and such changes may influence the performance of herbivores. We introduced larvae of the autumnal moth (Epirrita autumnataBorkh.) on individual branches of its main host plant, mountain birch (Betula pubescens ssp. czerepanovii (Orlova) Hämet-Ahti) to examine rapid-induced plant responses, which may affect subsequent larval development. We measured systemic responses to herbivory by analyzing chemistry, photosynthesis, and leaf growth, as well as effects on larval growth and feeding, in undamaged branches of damaged and control trees. Larvae reared on leaves from intact branches of the herbivore-damaged trees grew faster than those reared on leaves of control trees, indicating systemic-induced susceptibility. Herbivore damage did not lead to systemic changes in levels of primary nutrients or phenolic compounds. The analyses of photosynthetic activity and individual hydrolyzable tannins revealed a reversal of leaf physiology-herbivore defense patterns. On control trees, consumption by E. autumnata larvae was positively correlated with photosynthetic activity; on damaged trees, this correlation was reversed, with consumption being negatively correlated with photosynthetic activity. A similar pattern was found in the relationship between monogalloylglucose, the most abundant hydrolyzable tannin of mountain birch, and leaf consumption. Among the control trees, consumption was positively correlated with concentrations of monogalloylglucose, whereas among herbivore-damaged trees, this correlation was reversed and became negative. Our results suggest that herbivore performance is related to both concentrations of phenolic compounds and photosynthetic activity in leaves. This linkage between herbivore performance, leaf chemistry, and physiology was sensitive to induced plant responses caused by slight herbivore damage.  相似文献

This paper examines a business and IS/IT initiative at Volvo that involves managing the development and implementation of an agile aftermarket supply chain. The case is based on Volvo's global initiative to create a platform, Web services, and a Web portal for selling spare parts over the Internet. Creating and integrating a new platform is difficult, and establishing new relations in global aftermarket logistics is even more challenging. Agility relates to an organisation's ability to sense and respond rapidly to unpredictable events in order to satisfy changing customer demands. Volvo's effort illustrates agility as achieved by working continuously with scenario development and keeping implementation projects to a comprehendible size in order to nurture learning. The effort involved direct actions to manage both the technology and the relations among supply chain actors. As this case shows, continuous implementation projects can deliver innovation in new relations and through new channels – particularly if projects address agility from the start.  相似文献

The response of phenolic compounds as a result of long-term low open-field ozone exposure was studied in ozone-sensitive and ozone-tolerant clones of European silver birch (Betula pendula Roth). The saplings were exposed to 1.5–1.6 times the ambient (elevated) ozone and ambient air (as control) over three growing seasons from May 1996 until August 1998. Quantification by modified Folin-Ciocalteau assay showed a 16.2% increase in total phenolics in elevated ozone plants as compared to that in controls and a corresponding 9.9% increase of 10 phenolic compounds quantified by HPLC. Five nonflavonoids and five flavonoids showed 8.4% and 11.4% increases, respectively. The phenolic results indicated slightly higher ozone sensitivity of clone 5 as compared to clone 2. The most ozone-responsive phenolic compounds in clone 2 and clone 5 were (+)-catechin (CT), chlorogenic acid (CGA), 5-p-coumaroylquinic acid (5CQA), 3-p-coumaroylquinic acid (3CQA), myricetin galactopyranoside (MG), quercetin-3-O-glucuronopyranoside (QGR), and quercetin-3-O-arabinofuranoside (QA). Increased phenolic content in ozone-exposed plants was related to impaired growth and accelerated leaf senescence, indicated by enhanced autumn leaf yellowing and lower chlorophyll and Mg content. The change in carbon allocation towards defensive phenolics at the expense of growth was greater in the ozone-sensitive clone as compared to tolerant clone.  相似文献

The first stage of the alkaline dehydrohalogenation of sodium 9,10-dichlorooctadecanoate (DCO) has been studied in ethylene glycol-water mixtures and in pure water at 90 C. The rate of the reaction was found to decrease rapidly with increasing water concentration. The rate of removal of the first chlorine from sodium 9,10-dichlorooctadecanoate was determined as a function of the water concentration in various ethylene glycol-water mixtures. The rate coefficient (kOH) in pure water solution was 1.4·10−4 kg·mole−1·min−1 as compared to the maximum value of 2.7·10−2 kg·mole−1·min−1 in 19 wt % solution. The effects of temperature and base concentration on the reaction rate were also investigated.  相似文献

The metal content (Cu, Fe, Ni, Pb) of Finnish margarines manufactured in 1978-80 were investigated by the flameless atomic absorption spectrophotometry method. Copper, iron and nickel were digested by the dry ashing method whereas for lead both dry ashing and wet ashing were employed. The addition method was used in the AAS analysis and the metal amounts were calculated from the total weight of margarine. The copper content was found to vary 0.25-0.35 ppm and iron 0.28-0.43 ppm except for one group of margarines which contained 2 ppm of iron. The largest nickel content (0.38 ppm) was found in margarines prepared by catalytic hydrogenation. while other margarines contained less than 0.2 ppm of nickel, The lead amount was less than 0.1 ppm except for one sample (0.28 ppm).  相似文献
