The optical properties of heterostructures comprising InAs/InGaAsN quantum wells in strain-compensated GaAsN/InGaAsN superlattices have been studied. It is demonstrated that, using such superlattices of various design and thickness and with additional InAs monolayer spacers, it is possible to control the wavelength of room-temperature emission from InGaAsN quantum wells within 1.3–1.6 μm without deteriorating the output radiation characteristics, which opens additional prospects for the development of lasers on GaAs substrates for telecommunication applications. 相似文献

The results of development of the basic structure and technological conditions of growing heterostructures for single- and dual-frequency quantum-cascade lasers are reported. The heterostructure for a dual-frequency quantum-cascade laser includes cascades emitting at wavelengths of 9.6 and 7.6 μm. On the basis of the suggested heterostructure, it is possible to develop a quantum-cascade laser operating at a difference frequency of 8 THz. The heterostructures for the quantum-cascade laser are grown using molecularbeam epitaxy. The methods of X-ray diffraction and emission electron microscopy are used to study the structural properties of the fabricated heterostructures. Good agreement between the specified and realized thicknesses of the epitaxial layers and a high uniformity of the chemical composition and thicknesses of the epitaxial layers over the area of the heterostructure is demonstrated. A stripe-structured quantum-cascade laser is fabricated; its generation at a wavelength of 9.6 μm is demonstrated. 相似文献

InAs/GaAs quantum dot lasers incorporating passive waveguide created by post-growth intermixing processing have been studied. Emission wavelength of the passive section shows relative blueshift as high as 135 nm with respect to the emission wavelength of the active section. Intrinsic losses in the section formed by the intermixing are very small. Frozen samples of common fish species, sea trout (Salmo trutta), from Norway and Siberia, herring (Clupea harengus pallasi), rock sole (Lepidopsetta bilineata) and cod (Gadus morhua maris-albi), collected from a wholesale market in Krasnoyarsk city (Siberia, Russia) were analyzed. Special attention was paid to long-chain essential polyunsaturated fatty acids: eicosapentaenoic, 20:5ω3 (EPA) and docosahexaenoic, 22:6ω3 (DHA). Heat-treatment (cooking and frying) did not in general significantly decrease the contents of EPA and DHA compared to raw fish species, except for a modest reduction in Norwegian trout during frying. Boiled trout appeared to be a more valuable fish dish for obtaining the officially recommended appropriate daily intake of EPA + DHA for humans. Lasing at 1488–1515 nm in the temperature range 20–83°C was obtained in structures with an active region based on multiply stacked arrays of self-organized quantum dots grown on GaAs substrates. The threshold current density of a laser with four cleaved facets was 800 A/cm2 at room temperature. The method of wavelength extension is based on the use of a metamorphic buffer layer with an In content of about 20% intended for relieving the lattice mismatch stress. 相似文献

We observed a spatial effect of the light entrainment at a wavelength of λ=0.63299 μm by an optical disk with a radius of R 0=0.06 m rotating at a frequency of ω=25 Hz. Summary The results are presented of an investigation of soft magnetic iron-aluminum, iron-silicon, and iron-silicon-aluminum alloys produced by powder metallurgy methods. A study was made of the effect of preparation conditions on the magnetic and electrical properties of these alloys. It was found that powder metallurgy permits the preparation of one-piece magnetic cores which in many cases can be used in 50 cps alternating fields. 相似文献
