Understanding how the structure of the unit-cell affects the cryogenic performance of a Si power Metal Oxide Semiconductor Field Effect Transistor (MOSFET) is an important step toward optimizing of the device for cryogenic operations. In this paper, numerical simulations of the Si power Double Diffused MOSFET’ (DMOS) are performed at room temperature and cryogenic temperatures. Physically based models for temperature dependent silicon properties are employed in the simulations. The performances of power DMOS’ with various unit-cell structures are compared at both room temperature and low temperatures. The effect of the cell structure on the on-resistance and breakdown voltage of the device are analyzed. The simulation results suggest that the device optimized for room temperature operation can be further optimized at cryogenic temperatures.  相似文献

Pb0.4Bi1.8Sr2Ca2.2Cu3Ox (Bi-2223) precursor powder was prepared by a solid-state reaction of carbonates and oxides of lead, bismuth, strontium, calcium, and copper, and the powder was then used to fabricate silver-clad tapes by the powder-in-tube technique. Transport critical current density (Jc) values>4×104 A/cm2 at 77K and 2×105 A/cm2 at 4.2 and 27K have been achieved in short tape samples. Long lengths of tape were tested by winding them into pancake coils. Recently, we fabricated a test magnet by stacking ten pancake coils, each containing three 16m lengths of rolled tape, and tested it at 4.2, 27 and 77K. A maximum generated field of 2.6 T was measured in zero applied field at 4.2K and the test magnet generated significant self-field in background fields up to 20 T. The results are discussed in this paper.  相似文献

In this letter, we suggest a new method for significantly enhancing the intrinsic bandwidth of a laser diode through the use of an injection locking technique. Our analysis shows that for moderate and high-injection levels, the bandwidth of a laser diode can be increased to several times its free-running bandwidth.  相似文献

The activities of guinea pig lung mitochondrial and microsomal glycerophosphate acyltransferase differed in sensitivity to polymyxin B1. At an antibiotic concentration of 1 mg/ml, the mitochondrial enzyme activity was stimulated twofold, but the microsomal enzyme activity was completely inhibited. Furthermore, the mitochondrial enzyme activity was stimulated by polymyxin B1 without the addition of exogenous acyl-CoA. Additional experiments ruled out the possibility of polymyxin B1 acting as a substrate for the mitochondrial acyltransferase. These results suggest either that the polymyxin B1 sensitivity of mitochondrial and microsomal glycerophosphate acyltransferase is different or that their accessibility to substrates is different because the two isoenzymes are located differently in the different phospholipid microenvironment of the membranes.  相似文献

A novel system identification procedure is proposed for nondestructive damage evaluation of structures. It is a finite element-based time-domain linear system identification technique capable of identifying structures at the element level. The unique features of the algorithm are that it can identify a structure without using any input excitation information and it can consider both viscous and Rayleigh-type proportional damping in the dynamic models. The consideration of proportional damping introduces a source of nonlinearity in the otherwise linear dynamic algorithm. However, it will also reduce the total number of damping coefficients to be identified, reducing the size of the problem. The Taylor series approximation is used to transform a nonlinear set of equations to a linear set of equations. The proposed algorithm, denoted as the modified iterative least square with unknown input algorithm, is verified with several examples considering various types of structures including shear-type building, truss, and beams. The algorithm accurately identified the stiffness of structures at the element level for both viscous (linear) and proportional (nonlinear) damping cases. It is capable of identifying a structure even with noise-contaminated response information. An example shows how the algorithm could be used in detecting the exact location of a defect in a defective element. The algorithm is being developed further and is expected to provide an economical, simple, efficient, and robust system identification technique that can be used as a nondestructive defect detection procedure in the near future.  相似文献

The flow of ambient air induced solely by buoyancy, through a vertical rod bundle has been modelled as a phenomenon in a porous medium. The rods are at uniform heat flux condition and the circular shell adiabatic. The induced flow rate was found to be controlled by a parameter ψ dependent on the heat flux, rod diameter, length, fluid properties and the bundle permeability. Measurements performed on two 7-rod bundles corroborate the theoretical predictions. Longitudinally averaged heat transfer rates from the central and peripheral rods have also been measured and average information generated for the bundle.  相似文献

This article presents the deformation behavior of high-strength pearlitic steel deformed by triaxial compression to achieve ultra-fine ferrite grain size with fragmented cementite. The consequent evolution of microstructure and texture has been studied using scanning electron microscopy, electron back-scatter diffraction, and X-ray diffraction. The synergistic effect of diffusion and deformation leads to the uniform dissolution of cementite at higher temperature. At lower temperature, significant grain refinement of ferrite phase occurs by deformation and exhibits a characteristic deformation texture. In contrast, the high-temperature deformed sample shows a weaker texture with cube component for the ferrite phase, indicating the occurrence of recrystallization. The different mechanisms responsible for the refinement of ferrite as well as the fragmentation of cementite and their interaction with each other have been analyzed. Viscoplastic self-consistent simulation was employed to understand deformation texture in the ferrite phase during triaxial compression.  相似文献

Nylon 66 has been transformed into a material with significantly improved properties like hardness, tensile strength, and flexural modulus by processing it under the optimized dose rate of electron beam in the presence of suitable crosslinkers. Furthermore, percent water absorption of nylon 66 was reduced substantially on irradiation. Thermogravimetric analysis revealed that thermal stability of nylon 66 improved with increasing dose of radiation. Improvement of mechanical and thermal properties and reduction of water absorption of nylon 66 were due to the crosslinking of polyamide molecules made possible by the high energy radiation. Increase of crosslinking with increasing radiation dose was verified by the increase of gel content at higher doses. Differential scanning calorimetry showed that both melting and crystallization temperatures along with percent crystallinity of nylon 66 were decreased with the increasing dose of radiation leading to the development of more amorphous character in this semicrystalline polymer. © 2011 Wiley Periodicals, Inc.
