A 7-Mb BiCMOS ECL (emitter coupled logic) SRAM was fabricated in a 0.8 μm BiCMOS process. An improved buffer with a high-level output of nearly VCC is adopted to eliminate the DC current in the level converter circuit, and the PMOS transistor has a wide operating margin in the level converter. The configurable bit organization is realized by using a sense-amplifier switch circuit with no access degradation. A wired-OR demultiplexer for the ×1 output, having the same critical path as the ×4 output circuit, allows for the same access time between the two modes. The ×1 or ×4 mode is electrically selected by the external signal. A simplified programming redundancy technology, shift redundancy, is utilized. Address programming is performed by cutting only one fuse in the shift redundancy. The RAM operates at the ECL-10K level with an access time of 7 ns. and the power dissipation at 50 MHz is 600 mW for the × mode  相似文献

We investigated the effects of genes controlling melanism on levels and patterns of activity, potential nonvisual components of fitness, of adult Mediterranean flour moths, Ephestia kuehniella Zeller (1879). Six genotypes of two melanic strains (Ala nigra and black) were used. We monitored continuously the walking or flight activity of 45 mated females per genotype during the third night of their lives, using automatic electrostatic techniques to carry out the measurements. Although there was high individual variation within genotypes, bb (melanic) females were more active than the two nonmelanic genotypes of the black strain (b+, ++) because they tended to show more bouts of activity. There were no differences in the average length of these bouts, or in the timing of initial and final activity. Overall, the females of the black strain were significantly more active than the females of the Ala nigra strain. The results are discussed in the context of the evolution of melanism in moths. This paper describes a 0.25-μm, 64 K×36 bit pipelined burst SRAM using a 6.156-μm2 cell. It realizes over 500-MHz operation using a lower cost double metal process, Internal 16 K×144 organization by T-shaped bit line array reduces 20% of latency, 20% of active power, and 8.5% of die size. The low power also enables us to use lower cost thin quad flat type packages. Our solution to the soft error problem, a shallow triple well structure and four-transistor cell with stacked capacitor, improved soft error rate by 3.5 orders of magnitude compared with the conventional SRAM cell  相似文献

π-Conjugated polymers based on 1-aminopyrrole and 4-amino-1,2,4-triazole were prepared. Pd-catalyzed organometallic polycondensation gave poly(arylene-ethynylene) (PAE)-type π-conjugated polymers consisting of BOC-protected 4-amino-1,2,4-triazole (Taz(BOC)) units (BOC = t-butoxycarbonyl). The number average molecular weights (Mn) were determined to be 5200–19,200 using GPC. An alternating copolymer of Taz(BOC) and bithiophene (Th–Th) units, P(Taz(BOC)-Th-Th)n-Pd, with an Mn of 10,800 was also prepared by Pd-catalyzed organometallic polycondensation. (Taz(BOC)-Th-Th)n-Pd showed a UV–Vis absorption peak at λmax = 425 nm, which is reasonable for a π-conjugated five-membered ring polymer with a coplanar structure. The deprotection of the BOC group of the polymers proceeded at 200 °C; this BOC-deprotection was investigated using a model compound. The optical and electrochemical properties of the π-conjugated polymers are reported.  相似文献

We report a rare case of portal-hepatic venous shunt through an enormous portal aneurysm complicated by pulmonary hypertension. A 66-year-old woman was admitted to our hospital for hepatic encephalopathy. Chest roentgenography revealed pulmonary hypertension. Computed tomography and ultrasound examination demonstrated a shunt between the portal and hepatic veins through an enormous portal aneurysm. The diagnoses of portal-hepatic venous shunt and pulmonary hypertension were confirmed by hepatic venous catheterization and cardiac catheterization. Pulmonary hypertension might result from the effects of vasoconstrictive agents, which should be metabolized by the liver in normal subjects, passing through the intrahepatic shunt into the lung.  相似文献

The characteristics of control system design using a universal learning network (ULN) are such that both the controlled systems and their controller are represented in a unified framework, and that the learning stage of the ULN can be executed by using not only first-order derivatives (gradient) but also the higher order derivatives of the criterion function with respect to parameters. ULNs have the same generalization ability as neural networks. So the ULN controller is able to control the system in a favorable way under an environment which is little different from the environment of the control system at the learning stage. However, stability cannot be sufficiently realized. In this paper, we propose a robust control method using a ULN and second-order derivatives of that ULN. Robust control, as considered here, is defined as follows. Even though the initial values of the node outputs are very different from those at the learning stage, the control system is able to reduce its influence to other node outputs and can control the system as in the case of no variation. In order to realize such robust control, a new term concerning the variation is added to the usual criterion function, and the parameters are adjusted so as to minimize the above-mentioned criterion function using second-order derivatives of the criterion function with respect to the parameters. Finally, it is shown that the ULN controller constructed by the proposed method works effectively in a simulation study of a non-linear crane system. We propose a new 2-port SRAM with a single read bit line (SRBL) eight transistors (8 T) memory cell for a 45 nm system-on-a-chip (SoC). Access time tends to be slower as a fabrication is scaled down because of threshold voltage (Vt) random variations. A divided read bit line scheme with shared local amplifier (DBSA) realizes fast access time without increasing area penalty. We also show an additional important issue of a simultaneous read and write (R/W) access at the same row by using DBSA with the SRBL-8T cell. A rise of the storage node causes misreading. A read end detecting replica circuit (RER) and a local read bit line dummy capacitance (LDC) are introduced to solve this issue. A 128 bit lines - 512 word lines 64 kb 2-port SRAM macro using these schemes was fabricated by a 45 nm bulk CMOS low-standby-power (LSTP) CMOS process technology [1]. The memory cell size is 0.597 mum2. This 2-port SRAM macro achieves 7 times faster access time without misreading.  相似文献

Many kinds of experiments about all solid-state Cr:LiSAF lasers have been reported. A tunable all solid-state cw laser having tunability over more than 100 nm was developed by using the spectrum selection self-injection locking (SSSIL) method in 1992. The authors realize tunable picosecond radiation from an all solid-state laser with 146-200 ps pulses in an 88 nm range. Also, 70 fs pulse generation was achieved using a Kerr-lens mode-locking pumped with an Ar+ laser  相似文献

Selective reduction of NO with hydrocarbons was studied using metal oxide catalysts having a spinel structure. A Zn–Al–Ga complex oxide was found to be very active and selective for the catalytic reduction of NO with both C3H6 and CH4. It was revealed that the role of oxygen at the initial stage of the reaction strongly depends on the reductants; oxygen is mainly used for NO oxidation to NO2 in the reduction with CH4, whereas it is used both for NO oxidation to NO2 and oxidation of C3H6 to an active intermediate in the reduction with C3H6. Sleep apnea syndrome (SAS) is a prevalent disorder characterized by recurrent apnea or hypoxia episodes leading to intermittent hypoxia (IH) and arousals during sleep. Currently, the relationship between SAS and metabolic diseases is being actively analyzed, and SAS is considered to be an independent risk factor for the development and progression of insulin resistance/type 2 diabetes (T2DM). Accumulating evidence suggests that the short cycles of decreased oxygen saturation and rapid reoxygenation, a typical feature of SAS, contribute to the development of glucose intolerance and insulin resistance. In addition to IH, several pathological conditions may also contribute to insulin resistance, including sympathetic nervous system hyperactivity, oxidative stress, vascular endothelial dysfunction, and the activation of inflammatory cytokines. However, the detailed mechanism by which IH induces insulin resistance in SAS patients has not been fully revealed. We have previously reported that IH stress may exacerbate insulin resistance/T2DM, especially in hepatocytes, adipocytes, and skeletal muscle cells, by causing abnormal cytokine expression/secretion from each cell. Adipose tissues, skeletal muscle, and the liver are the main endocrine organs producing hepatokines, adipokines, and myokines, respectively. In this review, we focus on the effect of IH on hepatokine, adipokine, and myokine expression.  相似文献
