Si/SiGe n-MODFETs on thin SiGe virtual substrates prepared by means of He implantation

Si/SiGe n-type modulation-doped field-effect transistors grown on a very thin strain-relieved Si/sub 0.69/Ge/sub 0.31/ buffer on top of a Si(100) substrate were fabricated and characterized. This novel type of virtual substrate has been created by means of a high dose He ion implantation localized beneath a 95-nm-thick pseudomorphic SiGe layer on Si followed by a strain relaxing annealing step at 850/spl deg/C. The layers were grown by molecular beam epitaxy. Electron mobilities of 1415 cm/sup 2//Vs and 5270 cm/sup 2//Vs were measured at room temperature and 77 K, respectively, at a sheet carrier density of about 3/spl times/10/sup 12//cm/sup 2/. The fabricated transistors with Pt-Schottky gates showed good dc characteristics with a drain current of 330 mA/mm and a transconductance of 200 mS/mm. Cutoff frequencies of f/sub t/=49 GHz and f/sub max/=95 GHz at 100 nm gate length were obtained which are quite close to the figures of merit of a control sample grown on a conventional, thick Si/sub 0.7/Ge/sub 0.3/ buffer.     

Automated interpretation and accessible presentation of technical diagrams for blind people

The EU-supported TeDUB (Technical Drawings Understanding for the Blind) project is developing a software system that aims to make technical diagrams accessible to blind and visually impaired people. It consists of two separate modules: one that analyses drawings either semi-automatically or automatically, and one that presents the results of this analysis to blind people and allows them to interact with it. The system is capable of analysing and presenting diagrams from a number of formally defined domains. A diagram enters the system as one of two types: first, diagrams contained in bitmap images, which do not explicitly contain the semantic structure of their content and thus have to be interpreted by the system, and second, diagrams obtained in a semantically enriched format that already yields this structure. The TeDUB system provides blind users with an interface to navigate and annotate these diagrams using a number of input and output devices. Extensive user evaluations have been carried out and an overall positive response from the participants has shown the effectiveness of the approach.

Physiological aspects of androstenone and skatole formation in the boar-A review with experimental data

The advantages of boars in fattening performance and carcass traits when compared with the other sexes are explained by testicular anabolic hormones. The steroid androstenone with a pronounced urine-like odour is the main objection against boar meat. More recently skatole (faecal odour) has been identified as another contributor to off-odour of pork. Androstenone is synthesized in the testes, secreted into the circulation and accumulated in adipose tissue due to its lipophilic property. Its biosynthesis is linked to the synthesis of anabolic testicular hormones. Therefore no practical method is available to maintain the sex-dependent anabolic potential of boars and to suppress androstenone selectively. Skatole is formed from tryptophan by specialized microbes in the colon when energy in the colon is limited. Gonadal hormones, but also growth hormone and IGF-1, favour its formation. Oestrogens, which are synthesized in high amounts in boar testes, decrease voluntary food intake, thus lowering the intestinal passage rate. Additionally oestrogens probably influence directly intestinal contractions via specific gut receptors. It appears, however, that glucocorticoids are more important. They counteract mitogenic hormones, such as IGF-1, ultimately leading to gut mucosal cell degradation. The resulting cell debris probably is the main source of tryptophan for microbial skatole formation. In contrast to androstenone, skatole formation can be easily suppressed by dietary means.     

A policy framework for integrated and differentiated services inthe Internet

We examine the issues that arise in the definition, deployment, and management of policies related to QoS in an IP network. The article provides an overview of requirements for QoS policies, alternative policy architectures that can be deployed in a network, different protocols that can be used to exchange policy information, and exchange of policy information among different administrative domains. We discuss current issues being examined in IETF and other standards bodies, as well as issues explored in ongoing policy-related research at different universities and research laboratories
