A guideline for n- fully gate overlapped (FOLD) structure design optimization has been studied. From the viewpoint of reliability, the greatest reduction in substrate current directly leads to the most reliable n- design for the FOLD structure. The current path modulation phenomenon due to the trapped charge at the n - extension region dominates the hot-carrier induced characteristics change for conventional lightly doped drain (LDD) structure with side-wall spacer. This phenomenon is minimized in the FOLD structure due to its higher controllability of the gate electrode than the LDD structure at the n- extension region. Furthermore, it was also confirmed that the 0.3 μm optimized FOLD structure can achieve high circuit performance at 3.3 V operation, maintaining hot-carrier resistance  相似文献

A skew of a paper transferred by rubber rollers in printers is simulated by FEM software. Effects of an imbalance of preload, an imbalance distribution of coefficient of friction and a front tension on the paper skew are investigated and how to determine the skew direction are shown. A simulation model is composed of a feed roller, a preload roller and a paper. The feed roller is rotated forcibly by a certain degree at every calculation step and a deformation, displacement and strain of the paper and rollers are calculated. A series of calculation results is shown as a motion simulation. The results show that the paper skews to the smaller preload side, to the smaller coefficient of friction side, or to the opposite side of the front tension. Further, effects of a skew prevention guide plate is simulated.  相似文献

Fluoroalkanoyl peroxides reacted with FULLERENES [fullerene (C60) and commercially available fullerenes (Nanom MixTR and Nanom BlackTR)] and radical polymerizable comonomers such as acrylic acid, N,N-dimethylacrylamide, N-(1,1-dimethyl-3-oxobutyl)acrylamide, and acryloylmorpholine to afford fluoroalkyl end-capped cooligomers having FULLERENES in the main chain under very mild conditions. Fluoroalkyl end-capped Nanom Mix and Nanom Black cooligomers thus obtained were found to exhibit a similar solubility to that of the corresponding fluoroalkyl end-capped cooligomers having fullerene in the main chain. These fluorinated FULLERENES cooligomers were found to form the nanometer size-controlled self-assembled cooligomeric aggregates in aqueous solutions. These fluoroalkyl end-capped FULLERENES cooligomers were more effective for solubilizing fullerene, Nanom Mix and Nanom Black into water, compared to those of the corresponding fluoroalkyl end-capped homooligomers having no FULLERENES in the main chain. Fluoroalkyl end-capped fullerene- and Nanom Mix-acrylic acid cooligomers were found to exhibit fluorescence spectra related to fullerene and Nanom Mix in cooligomers, respectively, in aqueous solutions. Additionally, these fluorinated fullerene- and Nanom Mix-acrylic acid cooligomers were able to increase chemiluminescence intensity related to luminol, effectively, compared to the corresponding fluorinated acrylic acid homooligomers.  相似文献

A novel current source inverter system interconnected to the single‐phase grid is proposed. It has the same construction as the conventional three‐phase current source inverter that is interconnected to the single‐phase three‐wire distribution system. Though the proposed circuit has no output transformer, it can be equivalently performed as the single‐phase double cascade inverter by diverting the pole transformer in the utility system. By controlling the appropriate scheme, the output currents can be obtained as the five‐level waveforms and their distortions can be decreased sufficiently. It is applied to the interactive electric energy storage system with batteries and the basic discharging characteristics are discussed experimentally. © 2004 Wiley Periodicals, Inc. The statistical properties of decaying compressible turbulence are investigated by direct numerical simulations of flow in a periodic cube. Starting with fully developed turbulence for various microscale Reynolds numbersR , rms Mach numbersM, and small- and large-scale compressive ratiosr CS andr CL , we find that the kinetic energy exhibits an exponential decay in time. Interactions between the compressive and rotational components of kinetic energy are weaker than self-interactions of the respective components. The energy spectrum of rotational component obeys the same Kolmogorov similarity law as for incompressible turbulence and forced compressible turbulence. The form of the energy spectrum of the compressive component, on the other hand, depends strongly onM. As the turbulence decays freely,R andM decrease in time butr CS andr CL tend to some universal values.  相似文献

The humidity sensor characteristics of Woodceramics were investigated. The Woodceramics used in this experiment were prepared at 650–900°C. The size of specimens selected was 1 × 1 × 10 mm . One was used as-cut and the other was polished. Above 700°C, the resistance of the specimen was below 50 and the decrease of resistance with increasing relative humidity was small. The specimen prepared at 650°C had a resistance of about 1 k. The resistance of as-cut specimens decreased with increase in relative humidity, but that of the polished specimen did not change significantly. The difference between as-cut and polished samples was explained by the differences in surface micro-structure.  相似文献

A poly(vinyl alcohol) (PVA) fiber support incorporating various aminoacetal functional groups has been developed for immobilizing enzymes. The aminated PVA fiber seems to adsorb enzymes with electrostatic force of attraction; thus the immobilization procedure is simple. By the use of this fiber having immobilized enzymes, the reaction between enzymes and substrates is nearly independent of the size of subtstrates. This newly developed type of fiber, which is formed by a mass superfine fibers (SFF), each measuring 1 μm or less in diameter, permits much more increased surface area than the conventional enzyme immobilization supports. Our studies of the properties of the fiber for immobilization of enzymes show the following results: (1) SFF has a greater ability for the immobilization of invertase than ordinary fibers; (2) dimethyl-aminated SFF has the best performance for the immobilization of invertase. From these results, it is concluded that the dimethyl-aminated SFF is an excellent support for the immobilization of invertase.  相似文献

Composite films made of silk fibroin (SF) and polyallylamine (PAA) are prepared that contain various compositional ratios. These materials are analyzed to elucidate the resulting physical properties and to assess their potential toward advanced applications as industrial materials. The composite films are obtained from a SF and PAA binary system by dry casting from aqueous solution. These composite films exhibit excellent processability such as film forming capabilities, and the elongation at break is increased in the wet state. The differential scanning calorimetry (DSC) curves of the composites suggest that a mutual interaction takes place between the SF and PAA. This interaction is believed to occur because the endothermic peak, corresponding to the individual polymer, shifts with increasing SF content. The random coil conformation of the SF is present, regardless of the PAA blending, as confirmed by FTIR and DSC measurements. Additionally, living cells from Antheraea pernyi and Bombyx mori insect tissues are shown to grow effectively on the composite films. Maximum growth levels occur when the cultivation flask is coated with the material in SF/PAA ratios of 75:25 to 25:75. © 2002 Wiley Periodicals, Inc. Styrene was grafted onto cellulose acetate p-nitrobenzoate (CANB) by chain transfer reaction of growing polymer radicals to the pendant nitro groups of CANB. A copolymer with a branch for every 17.2 nitro groups was obtained. This result indicates that the pendant aromatic nitro group is more effective in obtaining a graft copolymer by radical mechanism than pendant double bond on the trunk polymer previously reported, where graft copolymers with a branch for several hundred of double bonds are produced.  相似文献
