We report on the fabrication and characterization of high-speed p-type modulation-doped field-effect transistors (MODFETs) with 0.7-μm and 1-μm gate-lengths having unity current-gain cut-off frequencies (fT) of 9.5 GHz and 5.3 GHz, respectively. The devices were fabricated on a high hole mobility SiGe heterostructure grown by ultra-high-vacuum chemical vapor deposition (UHV-CVD). The dc maximum extrinsic transconductance (gm) is 105 mS/mm (205 mS/mm) at room temperature (77 K) for the 0.7-μm gate length devices. The fabricated devices show good pinch-off characteristics and have a very low gate leakage current of a few μA/mm at room temperature and a few nA/mm at 77 K  相似文献

An analysis is presented to investigate the effects of buoyancy and curvature on convection along vertical cylinders and needles placed in a micropolar fluid. The governing equations for momentum, angular momentum and energy are solved numerically by finite difference scheme. The heat transfer results are presented for a range of values of the buoyancy parameters, the curvature parameter and the material parameters of the fluid. The effect of the microrotation boundary conditions on heat transfer is discussed.  相似文献

The objective of this study is to obtain the optimum design for reinforced concrete continuous beams in terms of cross section dimensions and reinforcement details using a fine tuned Artificial Bee Colony (ABC) Algorithm while still satisfying the constraints of the ACI Code (2008). The ABC algorithm used in this paper has been slightly modified to include a Variable Changing Percentage (VCP) that further improves its performance when dealing with members consisted of multiple variables. The objective function is the total cost of the continuous beam which includes the cost of concrete, formwork and reinforcing steel bars. The design variables used are beam width, beam height, number and diameter of: bottom continuous reinforcing bars, bottom cutoff reinforcing bars, top continuous reinforcing bars and top cutoff reinforcing bars as well as the diameter of stirrups. Four RC beams of varying complexity are presented and optimized. The first three beams are used to fine tune the control parameters of the ABC algorithm, whereas the fourth beam was previously optimized by Arafa et al. (J Artif Intell 76–88, 2011) and is presented here to prove the superiority of this relatively new optimization algorithm.  相似文献

Purpose: Metformin hydrochloride (MF) repurposing as adjuvant anticancer therapy for colorectal cancer (CRC) proved effective. Several studies attempted to develop MF-loaded nanoparticles (NPs), however the entrapment efficiency (EE%) was poor. Thus, the present study aimed at the facile development of a new series of chitosan (CS)-based semi-interpenetrating network (semi-IPN) NPs incorporating Pluronic® nanomicelles as nanocarriers for enhanced entrapment and sustained release of MF for efficient treatment of CRC.

Methods: The NPs were prepared by ionic gelation and subsequently characterized using FTIR, DSC, TEM, and DLS. A full factorial design was also adopted to study the effect of various formulation variables on EE%, particle size, and zeta-potential of NPs.

Results: NPs had a spherical shape and a mean particle size ranging between 135 and 220?nm. FTIR and DSC studies results were indicative of successful ionic gelation with the drug being dispersed in its amorphous form within CS-Pluronic® matrix. Maximum EE% reaching 57.00?±?12.90% was achieved using Pluronic®-123 based NPs. NPs exhibited a sustained release profile over 48?h. The MF-loaded NPs sensitized RKO CRC cells relative to drug alone.

Conclusion: The reported results highlighted the novel utility of the developed NPs in the arena of colon cancer treatment.  相似文献

As the dimensions of state-of-the art metal-semiconductor-metal photodetectors (MSMPD's) decrease, effects that are insignificant for relatively large geometries become significant in the optoelectronic performance of submicron MSMPD's. Accurate modeling of these effects Is necessary to precisely predict the performance of these devices by computer simulation. In this paper, a technique that accounts for the effect of diffraction from a single slot and interference from adjacent interelectrode gaps for front-illuminated MSMPD's is presented. For the purpose of demonstrating the technique, InGaAs MSMPD's illuminated with 1.55-μm wavelength have been simulated. The results are compared to the conventional shadowed exponential decay model. The new model predicts fundamentally different carrier distribution within the device. This disparity has been observed for devices with electrodes spaced up to 1.5 μm apart, emphasizing the significance of interference effects even for conventional devices  相似文献

In this paper, we investigate the properties of photonic band structures in two-dimensional superconductor photonic crystals (2D-SCPCs) using the frequency dependent plane wave expansion method. We consider two types of 2D-SCPCs, which are composed of superconductor (dielectric) rods embedded into a dielectric (superconductor) background, named type I (type II) SCPCs. We target maximization of the gap-to-mid-gap ratio by varying many parameters, namely, shape of the rods, the operating temperature, the permittivity of the dielectric material, and the threshold frequency of the superconductor. We show that the type II SCPCs have a higher gap-to-mid-gap ratio than the type I SCPCs. In addition, the PBGs can be tuned efficiently by the operating temperature. Moreover, the photonic band structures can be tailored by changing the dielectric constant of the background (rods) in the type I (type II) SCPCs.  相似文献
