Gate-lag effects are characterized in AlGaAs-GaAs heterostructure field-effect transistors (HFETs) by means of measurements and numerical device simulations. Gate lag increasingly affects device switching at increasing ungated recess extension, suggesting that responsible deep levels be located at the ungated, recess surface of the HFET. Gate lag diminishes by making the off-state gate-source voltage less negative and by increasing the drain bias. Increasing the temperature makes the turn-on transient faster at low drain bias, while slightly delaying it at high drain bias. Numerical device simulations accounting for acceptor-like traps at the ungated surface predict gate-lag phenomena in good agreement with experiments, reproducing correctly the observed bias and temperature dependences. Simulations show that surface states behave, during the turn-on transient, as hole traps capturing holes attracted at the ungated surface by the negative trapped charge. 相似文献

The DNA molecule is modeled as an elastic rod with bending and twisting rigidities, subjected to external tension and twist applied at one end, the other end being clamped. We study the plectonemic equilibrium of such a rod, taking into account the impenetrability constraint. Numerical solutions of this boundary value problem have previously shown that purely elastic models can reproduce the supercoiling response of the DNA molecule. Using a variational approach, we derive analytical formulae for the elastic response of the filament, and extend former numerical results. 相似文献

Thrombopoietin (TPO) has recently been cloned and shown to regulate megakaryocyte and platelet production by activating the cytokine receptor c-mpl. To determine whether TPO is the only ligand for c-mpl and the major regulator of megakaryocytopoiesis, TPO deficient mice were generated by gene targeting. TPO-/- mice have a >80% decrease in their platelets and megakaryocytes but have normal levels of all the other hematopoietic cell types. A gene dosage effect observed in heterozygous mice suggests that the TPO gene is constitutively expressed and that the circulating TPO level is directly regulated by the platelet mass. Bone marrow from TPO-/- mice have decreased numbers of megakaryocyte-committed progenitors as well as lower ploidy in the megakaryocytes that are present. These results demonstrate that TPO alone is the major physiological regulator of both proliferation and differentiation of hematopoietic progenitor cells into mature megakaryocytes but that TPO is not critical to the final step of platelet production. 相似文献

A catalyst for NOx storage/reduction was prepared to improve the activity of Ba–Pt/γ-Al2O3 by replacing Ba with a mixture of Ba and Mg. The catalyst was prepared by impregnating Pt and then co-impregnating Ba and
Mg (Mg:Ba molar ratio = 1) on commercial γ-Al2O3. The tests have been carried out in the presence of CO2 at temperatures between 200 and 400 °C in order to understand the role of both the feed and various alkaline-earth metals.

Semi‐regular triangle remeshing algorithms convert irregular surface meshes into semi‐regular ones. Especially in the field of computer graphics, semi‐regularity is an interesting property because it makes meshes highly suitable for multi‐resolution analysis. In this paper, we survey the numerous remeshing algorithms that have been developed over the past two decades. We propose different classifications to give new and comprehensible insights into both existing methods and issues. The paper aims at proposing a new strategy for real‐time identification or updating of structural mechanics models defined as dynamical systems. The main idea is to introduce the modified constitutive relation error concept, which is a practical tool that enables to efficiently solve identification problems with highly corrupted data, into the Kalman filtering, which is a classical framework for data assimilation. Furthermore, a PGD‐based model reduction method is performed in order to optimize capabilities of the online updating strategy. Performances of the proposed approach, in terms of robustness gain and computational cost reduction, are illustrated on several unsteady thermal applications.
