Reliability investigation of 0.07-/spl mu/m InGaAs-InAlAs-InP HEMT MMICs with pseudomorphic In/sub 0.75/Ga/sub 0.25/As channel

The authors have investigated the reliability performance of G-band (183 GHz) monolithic microwave integrated circuit (MMIC) amplifiers fabricated using 0.07-/spl mu/m T-gate InGaAs-InAlAs-InP HEMTs with pseudomorphic In/sub 0.75/Ga/sub 0.25/As channel on 3-in wafers. Life test was performed at two temperatures (T/sub 1/ = 200 /spl deg/C and T/sub 2/ = 215 /spl deg/C), and the amplifiers were stressed at V/sub ds/ of 1 V and I/sub ds/ of 250 mA/mm in a N/sub 2/ ambient. The activation energy is as high as 1.7 eV, achieving a projected median-time-to-failure (MTTF) /spl ap/ 2 /spl times/ 10/sup 6/ h at a junction temperature of 125 /spl deg/C. MTTF was determined by 2-temperature constant current stress using /spl Delta/G/sub mp/ = -20% as the failure criteria. The difference of reliability performance between 0.07-/spl mu/m InGaAs-InAlAs-InP HEMT MMICs with pseudomorphic In/sub 0.75/Ga/sub 0.25/As channel and 0.1-/spl mu/m InGaAs-InAlAs-InP HEMT MMICs with In/sub 0.6/Ga/sub 0.4/As channel is also discussed. The achieved high-reliability result demonstrates a robust 0.07-/spl mu/m pseudomorphic InGaAs-InAlAs-InP HEMT MMICs production technology for G-band applications.     

On Convergence of a Stochastic Quasigradient Algorithm of Quantile Optimization

For the nonantagonistic two-person game which is equivalent to the problem of minimizing the quantile function, a modification of the stochastic quasigradient algorithm to seek the Nash point was proposed. The Nash point defines both the optimal strategy minimizing the quantile function and the minimum value of this function. Convergence of the algorithm with the probability 1 was proved. The question of choosing the starting point was discussed.     

Multidimensional augmented current equation including velocityovershoot

The augmented drift-diffusion current equation, which includes velocity overshoot effects through the space derivatives of the electric field, cannot be directly extended beyond one dimension. A new formalism is developed which considers the carrier heating and the distribution relaxation effects to obtain a multidimensional augmented drift diffusion current equation. The equivalent mobility containing the velocity overshoot correction is derived from the perturbation analysis on the carrier temperature using the energy balance equation. The issues related to the numerical implementation of this generalized model and the validity of the assumptions are also discussed

陶瓷材料由于其多种优良特性得到了越来越广泛的应用。有关陶瓷材料的冲击力学性能研究是最近几十年才开始的。本文从陶瓷材料的应变率效应、冲击下的高压行为、冲击损伤、层裂现象和失效波响应，以及相关的理论研究和数值分析等方面，介绍了国内外对陶瓷材料冲击性能研究的现状，并对进一步的工作提出了建议和展望。     

三维定量储层地质模型与参数动态预测方法

提出了三维定量储层地质模型及其参数动态预测方法，用该方法可预测储层开采状态，水淹区及剩余油区分布和各剩余油区的可采储量，三维定量储层地质模型的预测图件可为合理开采提供依据。     

HYQ-965-Ⅲ解堵剂的研制及现场应用

针对涠洲11-4油田W11-4D-A1井返吐油基泥浆堵塞油管问题,以渗透剂、乳化剂、分散剂、互溶剂为原料,制备了HYQ-965-Ⅲ解堵剂.考察了不同配方解堵剂中原料间的配伍性和溶垢效果,研究了最佳配方:渗透剂Ⅰ20%、乳化剂Ⅰ10%、分散剂10%、互溶剂10%、海水50%.将该解堵剂在W11-4D-A1井进行应用,从现场使用情况看,HYQ-965-Ⅲ对油基泥浆、原油具有很好的分散能力,成功解除了油管堵塞,达到预期设计要求.     

Organizational Behavior Research in Transition Time of China

The article is to introduce author's research results in recent years in the field of leadership behavior. The main researches conducted in this field include competency model of senior executives in communication industry and family firms; transformational leadership and its relationship with leadership effectiveness, the impact of supervisor's feedback on employees' behavior and the cross-culture study of supervisor's feedback. Theoretical and practical contributions of these researches are explained. Directions for future research are discussed.
