The authors have investigated the reliability performance of G-band (183 GHz) monolithic microwave integrated circuit (MMIC) amplifiers fabricated using 0.07-/spl mu/m T-gate InGaAs-InAlAs-InP HEMTs with pseudomorphic In/sub 0.75/Ga/sub 0.25/As channel on 3-in wafers. Life test was performed at two temperatures (T/sub 1/ = 200 /spl deg/C and T/sub 2/ = 215 /spl deg/C), and the amplifiers were stressed at V/sub ds/ of 1 V and I/sub ds/ of 250 mA/mm in a N/sub 2/ ambient. The activation energy is as high as 1.7 eV, achieving a projected median-time-to-failure (MTTF) /spl ap/ 2 /spl times/ 10/sup 6/ h at a junction temperature of 125 /spl deg/C. MTTF was determined by 2-temperature constant current stress using /spl Delta/G/sub mp/ = -20% as the failure criteria. The difference of reliability performance between 0.07-/spl mu/m InGaAs-InAlAs-InP HEMT MMICs with pseudomorphic In/sub 0.75/Ga/sub 0.25/As channel and 0.1-/spl mu/m InGaAs-InAlAs-InP HEMT MMICs with In/sub 0.6/Ga/sub 0.4/As channel is also discussed. The achieved high-reliability result demonstrates a robust 0.07-/spl mu/m pseudomorphic InGaAs-InAlAs-InP HEMT MMICs production technology for G-band applications. 相似文献

Analytical ultracentrifugation is commonly used for the determination of molecular weights (sedimentation equilibrium) and sedimentation coefficients (sedimentation rate) of biological macromolecules in solution. A Turbo Pascal program for the analysis of sedimentation equilibrium centrifugation data produced by absorbance optical systems is described. The user may enter data from a scan of absorbance versus distance from the centre of rotation, via a graphics tablet (or ASCII file). This is subsequently manipulated to yield an apparent weight average molecular weight for the given sample. Plots of ln (absorbance) versus (radius2) may also be produced. The method described uses readily available computational equipment requiring only a graphics tablet in addition to an IBM PC compatible computer. This technique and the software developed have been used to investigate the molecular weight range of two International Humic Substances Society (IHSS) reference samples from the Suwannee River. 相似文献

A distributed circuit-switched approach for supporting the deployment of high speed wireless personal communication services in urban areas through the interconnection of base stations via metropolitan area networks (MANs) is proposed. Broadband MANs minimize traffic congestion by dynamic sharing of link capacity and by serving as distributed switches for partitioning call control functions. While the DQDB protocol readily supports distributed packet-switching over the IEEE 802.6 MAN, isochronous traffic such as voice and video is best supported by circuit-switched connections. The authors present an enhanced bi-state pre-arbitrated (PA) transport mechanism, and associated call control and handoff management techniques, which enable distributed circuit-switching over the MAN. These capabilities are not currently addressed in the 802.6 standards. The bi-state PA transport mechanism facilitates statistical multiplexing of variable rate isochronous traffic sources. The network capacity is constrained by the call setup delay performance, and is analyzed by simulations. Alternative signaling architectures, involving different placements of call control network elements, are evaluated. The effects of erasure nodes, and close bus versus open bus architectures, are considered. The overlap inter-MAN call setup procedure is proposed to reduce delays. Different call handoff procedures are formulated according to the type of handoff and the resulting change in call connectivity. Solid-state nuclear track detectors (SSNTDs), such as LR 115, have been commonly used in diffusion chambers for long-term measurements of radon gas concentrations. For the LR 115 SSNTD, it has been found that the active layer removed during chemical etching is significantly affected by the presence and amount of stirring, and thus cannot be controlled easily. However, the sensitivity of the LR 115 detector inside a diffusion chamber to the radon and/or thoron gas concentration is dependent on the actual removed active layer thickness. This relationship is dependant on the geometry of the diffusion chamber and the deposition fraction of 218Po in the diffusion chamber, as well as the V function for the LR 115 detector (V is the ratio between the track etch velocity Vt to the bulk etch velocity Vb). This paper presents the experimentally determined relationships between the sensitivity of the LR 115 detector inside a Karlsruhe diffusion chamber and the removed active layer thickness, for both radon and thoron. A V function was adjusted to simulate the relationships. In particular, for the case of 222Rn, we have found f ∼ 0.5, where f is the fraction of 218Po which decays inside the diffusion chamber before deposition onto available inner surfaces of the chamber. In conclusion, we have found that the sensitivities critically depend on the actual removed active layer thickness, so this should be monitored and used in determining the sensitivities. 相似文献

In today's competitive business environment, it is important that customers are able to obtain their preferred items in the shops they visit, particularly for convenience store chains such as 7–Eleven where popular items are expected to be readily available on the shelves of the stores for buyers. To minimize the cost of running such store chains, it is essential that stocks be kept to a minimum and at the same time large varieties of popular items are available for customers. In this respect, the replenishment system needs to be able to cope with the taxing demands of minimal inventory but at the same time keeping large varieties of needed items. This paper proposes a replenishment system which is able to respond to the fluctuating demands of customers and provide a timely supply of needed items in a cost–effective way. The proposed system embraces the principle of fuzzy logic which is able to deal with uncertainties by virtue of its fuzzy rules reasoning mechanism, thereby leveraging the responsiveness of the entire replenishment system for the chain stores. The optimization problem corresponding to the design of a presteered broadband processor with maximally flat second-order spatial response in the look direction is discussed. The constraints corresponding to necessary and sufficient conditions for second-order flatness are presented. The nonlinearly constrained optimization approach is unable to consistently locate the global minimum. An approach to solving this problem that essentially converts the nonconvex optimization problem into a parameterized set of convex problems is presented. In the case of 2-D scenarios, the global optimum is determined by finding the roots of a cubic function.
