Complex permittivity of polycrystalline AlN was measured over the frequency range 100 MHz to 13 GHz using reflection coefficient and cavity resonator methods. Dielectric relaxation peaks of loss tangent were observed in the frequency range 200 MHz to 3 GHz. The maximum value of loss tangent was ∼200 × 10−4. Relative permittivities decreased by ∼4% with increased frequency at the region of relaxation peaks. It was shown that these dispersion frequencies were inversely proportional to the grain sizes of AlN and independent of purities and processes. Model calculations for elastic vibration of a single-crystal grain of AlN were performed to investigate the origin of the dielectric dispersion due to piezoelectric effect. The calculated results of elastic sphere and 14-faced-polyhedron models showed a good quantitative agreement with the observed dispersion frequencies, which suggested that the dispersion was due to a piezoelectric vibration of a single grain of AlN ceramics at microwave frequencies.  相似文献

An improved density-matrix theory is developed that can treat both spectral hole burning and carrier heating self consistently. Various intraband and interband relaxation terms characterized by different relaxation times and quasi-equilibrium distributions are introduced into the density-matrix equations within a relaxation-time approximation. Conservation of total number and energy densities of carrier systems in each band is considered to determine the quasi-equilibrium distributions. Formalism is applied to the calculation of the transient optical nonlinearity of highly carrier-injected semiconductors. Spectral hole burning and carrier-heating effects on the spectral and temporal characteristics are then clarified. In particular, the significant four-wave-mixing effect due to carrier heating is pointed out. An experiment that can be used to directly prove the existence of the carrier-heating effects on gain nonlinearity is also proposed  相似文献

A mathematical model based on the equilibrium of BOD materials in the activated sludge process was developed. When the excess sludge is negligibly small and the BOD concentration of the influent is given, the BOD concentration of the activated sludge or mixed liquor and the efficiency of BOD removal are determined only by the aeration period. Moreover, it was verified mathematically that the performance of the activated sludge process became unstable with decrease of the return sludge ratio and the aeration period.  相似文献

To calibrate magnetic resonance (MR) signal intensity that depends on radio frequency (RF) coil loading, the transmission amplitude (TRA) for the excitation in the transmit-receive RF coil has been used as a good index in the so-called TRA method. As this TRA method needs neither an internal reference nor an additional external reference for the calibration, its accuracy is free from reference measurements. This study elucidated the calibration accuracy of MR signal intensities based on the TRA method. A cylindrical gel phantom was used for accuracy measurements with a 1.5-T MRI unit with conventional T1 imaging as a simple pulse sequence for various loading conditions. The brain parenchyma of eight healthy volunteers also showed calibrated MR signal deviations. The error of the phantom calibration measurements was 2.18% (S.D.%). The background noise intensity of images was theoretically derived to correlate with the impedance mismatching of the RF coil, which is inevitable for fixed tuning, even for automatic tuning that is not always exact. Taking into account this noise intensity, the calibration method was modified to reduce its error to 1.50%. The standard deviations of the calibrated values in the thalamus and frontal white matter were 2.9 and 3.8%, respectively. We suggest that the modified TRA method is a practical and reliable technique to obtain clinical numeric evidence.  相似文献

Solid-state bonding between ultralow-carbon steel and pure nickel was conducted by hot pressing with various compressive strain ranging from 5 to 15% and subsequent isothermal holding at 923?K. It was found that the interfacial strength of contact area is accounted for by the evolution of the intrinsic strength of the interface and the amount of plastic energy dissipation at the crack tip during interface fracture. The compression induces severe deformation around the interface and consequently inhibits the plastic energy dissipation during interface fracture. In the first stage of isothermal holding, the residual strain around the interface on the steel side is reduced by recovery process, which concurrently decreases in the yield stress of the area adjacent to the interface. This promotes plastic energy dissipation of the area, leading to a significant increase in interfacial strength in the first stage.  相似文献

This paper describes power reduction circuit techniques in an ultra-high-speed emitter-coupled logic (ECL)-CMOS SRAM. Introduction of a 0.25-μm MOS transistor allows a Y decoder and a bit-line driver to be composed of CMOS circuits, resulting in a power reduction of 34%. Moreover, a variable-impedance load has been proposed to reduce cycle time. A 1-Mb ECL-CMOS SRAM was developed by using these circuit techniques and 0.2-μm BiCMOS technology. The fabricated SRAM has an ultrafast access time of 550 ps and a high operating frequency of 900 MHz with a power dissipation of 43 W  相似文献

A microscopic calculation was carried out for spinodal decomposition in the tetragonal TiO2—SnO2 system by taking into account the contribution of the elastic free energy. Necessary elastic constants for the solid solutions and the elastic free energy of modulated structure were calculated in terms of interatomic potentials. A coherent phase diagram was obtained unambiguously from the calculated elastic free energy by using the interaction parameter determined by the experimental binodal line. The results were compared with the calculation based on the regular-solution model.  相似文献

Originally purified as a major lipid component of a strain of the cyanobacterium Lyngbya majuscula isolated in Cura?ao, curacin A is a potent inhibitor of cell growth and mitosis, binding rapidly and tightly at the colchicine site of tubulin. Because its molecular structure differs so greatly from that of colchicine and other colchicine site inhibitors, we prepared a series of curacin A analogs to determine the important structural features of the molecule. These modifications include reduction and E-to-Z transitions of the olefinic bonds in the 14-carbon side chain of the molecule; disruption of and configurational changes in the cyclopropyl moiety; disruption, oxidation, and configurational reversal in the thiazoline moiety; configurational reversal and substituent modifications at C13; and demethylation at C10. Inhibitory effects on tubulin assembly, the binding of colchicine to tubulin, and the growth of MCF-7 human breast carcinoma cells were examined. The most important portions of curacin A required for its interaction with tubulin seem to be the thiazoline ring and the side chain at least through C4, the portion of the side chain including the C9-C10 olefinic bond, and the C10 methyl group. Only two modifications totally eliminated the tubulin-drug interaction. The inactive compounds were a segment containing most of the side chain, including its two substituents, and analogs in which the methyl group at the C13 oxygen atom was replaced by a benzoate residue. Antiproliferative activity comparable with that observed with curacin A was only reproduced in compounds that were potent inhibitors of the binding of colchicine to tubulin. Molecular modeling and quantitative structure-activity relationship studies demonstrated that most active analogs overlapped extensively with curacin A but failed to provide an explanation for the apparent structural analogy between curacin A and colchicine.  相似文献

An ultrahigh-speed 72-kb ECL-CMOS RAM macro for a 1-Mb SRAM with 0.65-ns address-access time, 0.80-ns write-pulse width, and 30.24-μm 2 memory cells has been developed using 0.3-μm BiCMOS technology. Two key techniques for achieving ultrahigh speed are an ECL decoder/driver circuit with a BiCMOS inverter and a write-pulse generator with a replica memory cell. These circuit techniques can reduce access time and write-pulse width of the 72-kb RAM macro to 71% and 58% of those of RAM macros with conventional circuits. In order to reduce crosstalk noise for CMOS memory-cell arrays driven at extremely high speeds, a twisted bit-line structure with a normally on MOS equalizer is proposed. These techniques are especially useful for realizing ultrahigh-speed, high-density SRAM's, which have been used as cache and control storages in mainframe computers  相似文献

Review of experience at the Mayo Clinic with carotid bovine grafts in patients who undergo hemodialysis with a follow-up of of as long as 28 months revealed that the graft provides vascular access for hemodialysis when other vascular access sources have been exhausted. The graft is particularly helpful in the diabetic patient whose peripheral arteries have inadequate flow. The location in the thigh seems to be preferable to the forearm location. Clean puncture technique is important because infections usually mean graft loss and possibly severe complications, for example, hemorrhage or septicemia.  相似文献
