Two new germanium profiles, graded double box (GDB) and graded step box (GSB), are considered in the base region for an n-p-n silicon-germanium heterojunctions bipolar transistors (SiGe HBTs). Their effects on the performance of the HBT-based common emitter amplifier circuit are investigated so as to predict the behavior of analog circuits in the high-frequency region. An analytical model of an n-p-n SiGe HBT with uniform impurity doping in the base is described, and used to extract SPICE parameters for the devices based on GDB and GSB as well as other two accepted profiles i.e. box and triangular profiles. The frequency response, current gain roll-off and gain-bandwidth product of HBT-based common emitter amplifier circuit for all the four profiles have been compared and contrasted.  相似文献

Japan Atomic Energy Agency (JAEA) has developed a grout database (GDB) comprising the latest technical data of grout materials relevant to the geological disposal of high-level radioactive waste (HLW). Currently, only newly developed grout materials of low pH cements, superfine spherical silica and colloidal silica, which are expected to provide a target pH ≤ 11 leachate, are included in the GDB. Case examples from on-site works and laboratory-based tests that have been published in the literature have been used to add construction and material details to the GDB. The GDB is available online (https://groutdb.jaea.go.jp/grout/ [in Japanese]) for registered users to obtain and provide data of grout technology. Furthermore, the GDB can be used to correlate requirements of mechanical, physical, and/or chemical properties of a grout material to specifically address concerns over safety assessment, material and injection method development, and/or prediction of grout penetration.  相似文献

In this paper, a novel Firefly Algorithm (FA) optimized hybrid fuzzy PID controller with derivative Filter (PIDF) is proposed for Load Frequency Control (LFC) of multi area multi source system under deregulated environment by considering the physical constraints such as Generation Rate Constraint (GRC) and Governor Dead Band (GDB) nonlinearity. As the effectiveness of FA depends on algorithm control parameters such as randomization, attractiveness, absorption coefficient and number of fireflies are systematically investigated, the control parameters of FA are tuned by carrying out multiple runs of algorithm for each control parameter variation then the best FA control parameters are suggested. Additionally, the superiority of the FA is demonstrated by comparing the results with tuned Genetic Algorithm (GA). To investigate the effectiveness of the proposed approach, time domain simulations are carried out considering different contracted scenarios and the comparative results are presented. Further, sensitivity analysis is performed by varying the system parameters and operating load conditions. It is observed from the simulation results that the designed controllers are robust and the optimum gains of proposed controller need not be reset even if the system is subjected to wide variation in loading condition and system parameters. Finally, the effectiveness of the proposed control scheme is evaluated under random step load disturbance.  相似文献
