Using the finite element method, we investigate the lowest and first few excited state energies in a twodimensional GaAs quantum ring(QR) with a hydrogenic donor impurity and effective mass approximation under a uniform magnetic field perpendicular to the ring plane. We study in detail the dependence of the energy spectrum with different angular momentum on the inner radius, the outer radius and width of the QR, the magnetic field and impurity position. The results reveal that the electron energies increase with the inner radius while decrease with the outer radius and width of the QR; for a fixed ring, the magnetic field induces the increase of the electron energies. Moreover, the existence of impurity reduces energy levels, and the energy levels depend highly on the impurity position, which decreases as the impurity is far away from the center of the QR. Also, the dependence of the angular momentum on the energy spectrum is analyzed in detail.  相似文献

采用变分方法研究GaAs/AlxGa1-xAs有限抛物量子阱中类氢杂质态能量和结合能随外电场和阱宽的变化关系.在计算中考虑了电子有效带质量和介电常数随空间坐标(或合金组分)的变化因素.结果表明,外电场对类氢杂质态能量和结合能均有明显的影响,并且这些影响随着阱宽的增大而增大.电子有效带质量和介电常数随空间坐标的变化效应使得类氢杂质态基态能量减小,结合能增大,此效应随着阱宽的增大明显变小.  相似文献

在有效质量近似下,利用变分法对GaxIn1-xAsyP1-y /InP阶梯量子阱中氢施主杂质束缚能进行了理论计算,并研究了外加电场和阶梯阱的高度对阶梯量子阱中氢施主杂质电子态特性的影响。计算结果显示当施主杂质位于阶梯量子阱的中心时,束缚能达到最大值;外加电场使得电子波函数从阱中心偏移,引起束缚能的非对称分布;Ga 与 As组分的变化使得阶梯阱的势能高度发生变化,从而明显的影响阱中氢杂质束缚能。计算结果对一些基于半导体阶梯型量子阱的光电子器件的设计制作有一定的指导意义。  相似文献

本文在库仑-玻恩交换近似下,用改善了的Sampson的Z标度类氢模型及Grant等的多组态Dirac-Fock(MCDF)程序包,计及了高荷电靶离子的相对论效应,计算了元素Zn的类Na离子L层电子碰撞电离产生的类Ne Zn离子n=3激发能级布居的速率系数.得出的该值比采用原始的Sampson等方法的计算结果降低了25%左右.  相似文献

A screened hydrogenic model for 1 splitting (SHML) is used to calculate the Rosseland mean opacities of high-Z Au, Ta, Yb, Ho, C-d, Sm, Nd, Sn, Ag plasmas and mixtures of gold and these elements at high temperature ( T = 200 - 400 eV) and dense (ρ= 1 g/cm^3). From the calculated Rosseland mean opacities of the mixtures, Au-Nd seems to be a better choice than other mixtures. Simultaneously, the reason that the mean opacities of mixture of Au-Sn decrease slightly when T = 400 eV is analyzed.  相似文献

Efficient conversion of leather solid waste into bio-hydrogen was evaluated using anaerobic hydrogenic activity in a batch reactor. Major performance indicators such as pH, total solids, volatile solids, chemical oxygen demand, specific hydrogen yield and degradation efficiency of the crude organic matter was investigated for the possibility of optimizing the bio-hydrogen potential. The optimum waste mixing ratio was found to be in LF:S:HS (2:1:1) with a pH of 5.5 at 37°C with a removal rate of 92.3% volatile solids and the cumulative bio-hydrogen yield increased from 41 ml in the control to 323 mL, proving to be 8 times higher. This study proved to increase the efficiency of material and energy, and is definitely more economical for the waste utilization.  相似文献

Magnetic field and temperature dependence of the properties of the ground state of the strong-coupling bound magnetopolaron in quantum rods(QRs) with hydrogenic impurity is studied by means of the Huybrechts-Lee -Low-Pines transformation method and the quantum statistical theory.The expressions for the ground-state energy and the mean number of phonons of the magnetopolaron are derived.Results of the numerical calculations show that the bound state of the magnetopolaron cannot be formed when the value of the aspect ratio of the QR,the dielectric constant ratio,the electron-phonon coupling strength or the temperature parameter is small.The larger the deviation of the value of aspect ratio e’from 1 is,the more it is unfavorable to the stability of the ground state of the magnetopolaron.When the magnetopolaron is in the bound state,the absolute value of its ground-state energy and its mean number of phonons increase with an increase of the dielectric constant ratio and confinement strength of QRs,but decrease with an increase in the cyclotron frequency of the external magnetic field and the temperature. The absolute value of the ground-state energy and the mean number of phonons of the magnetopolaron decrease with decreasing e’when e’<1,but decrease with increasing e’when e’>1.They get the maximum value at e’=1.  相似文献
