| 摘 要： | 从反应热力学计算的角度，对ＷＮｘ／ＧａＡｓ界面可能存在的界面反应，进行了估计和讨论，结果表明，ＷＮｘ薄膜在ＧａＡｓ衬底上是稳定的，这种热力学稳定性是薄膜和衬底界面接触电学性能稳定性的基本保证，实验现象与此结果相一致。
