Method dealing with the experimental determination of the hyperabrupt-junction varactor characteristics

An experimental method used for the accurate determination of the differential capacitance C of the diffusion voltage ? and of the exponent ? of a varactor is proposed. The data processing of the experimental results in a numerical way allows independence from the parasitic capacitance. The accuracy which has been achieved is higher than 2 × 10?3 for the determination of C, and higher than 4 × 10?2 for the determination of ?.
