Abstract:This paper describes a novel SPICE model(simulation program with integrated circuit emphasis)for multichannel carbon-nanotube FETs(MC-CNTFET).And based on the model,this paper analyzes a MC-CNTFET based ring oscillator.The result shows the proposed model well simulates the MC-CNTFET and the ring oscillator based on 50 nm channel length MC-CNTFET can reach the frequency of 90 GHz.
