Abstract:The energy of polaron in wurtzite GaN/AlxGa1-xN quantum well and effects of electron-phonon interaction to the energy of polaron have been investigated by using modified LLP variational method,in this paper.The effects of confined phonon modes and half-space phonon modes and anisotropy of effect mass、phonons frequency are considered in the calculation.The ground state energy,the first the excited state energy and the transition energy are calculated as a function of well width L.The results indicate that the polaron energy decreases with the increasing of well width,and finally approaches to the bulk value of GaN.It is found that the electron-phonon interaction in wurtzite GaN/Al0.3Ga0.7N quantum well to the polaron energy is very large(about 40 meV) comparing with GaAs/Al0.3Ga0.7As quantum well structure(about 2.4 meV).Therefore,the contribution of electron-phonon interaction in wurtzite GaN/Al0.3Ga0.7N quantum well structure should be considered.The contribution of the electron-phonon interaction to the energy of polaron in wurtzite GaN/Al0.3Ga0.7N quantum well is larger then zinc-blende GaN/Al0.3Ga0.7N quantum well.
