摘    要:IGCT(集成门极换流晶闸管)由于其优越的性能在中压大功率变换器领域中正逐渐得到广泛应用。该文描述了一种适用于高压大功率变流仿真和计算机设计的IGCT功能型模型,该模型是依据IGCT的主要外部物理特性,在PSIM软件包下建立的等效电路。此模型的主要特点就是计算速度快,参数求解简单。该文详细描述了该模型的等效原理和模型构成,并根据IGCT-5SHX08F4502给出了模型主要参数。仿真和实验结果对比表明该模型具有一定的实用性。

Abstract:Much attention has been paid to the Integrated Gate Commutated Thyristors (IGCT) in recent years due to its great performance.A functional model of IGCTs is investigated in this paper, which is suitable for the simulation and computeraided design (CAD) of the high-voltage converters.Based on the main physical characteristics of IGCTs,especially the anode current and the terminal voltage, this model is realized with the simulation tool of PSIM package.The model is of the key features such as high simulation speed and easy parameter solution.This paper describes the equivalent circuit, structure, parameters determination of the model for an IGCT (5SHX08F4502) in details. The accuracy of the model is proved by comparing the experimental results with simulation ones.
