| 摘 要： | 介绍了移相掩模技术的基本原理，对几种主要的移相掩模技术进行了比较，指出了各种移相方式的特点和应用局限性，并针对100nm分辨率的技术节点，阐述了各种移相方式在应用中应该解决的问题。
