| 摘 要： | 对CSP芯片热可靠性进行了研究。运用数值分析方法,采用有限元软件ANSYS8.0,模拟分析在循环热载荷条件下芯片的热应力,以及芯片可能的失效形式。

| Abstract: | In this paper, thermal reliability of chip in CSP was studied. Using numerical value analysis method and making use of ANSYS 8.0, thermal stress of the chip and possible invalidation of the chip in thermal cycle loading was simulated and analyzed. |
