| 摘 要： | 介绍了电子束曝光机的一种新型精密工件台,在结构上成功地将工件台的承载力与导轨的导向作用分离开来,极大地提高了工件台的运动精度和运行的平稳性。论述了精密工件台的结构设计要点、几何精度以及达到的技术指标。

| Abstract: | The structure of a new precision stage for E-Beam lithography machine is described. The vertical load of the stage and the oriented function of the guides are successfully separated. Thus, the accuracy and the stability of the guides' action are greatly improved. Meanwhile, the definition of geometrical accuracy, the influence on pattern stitching accuracy and the target parameters of the guides are particularly introduced. |
