拉力测试过程中引线断裂机理的研究

摘    要:为更好理解键合引线拉力测试时的受力薄弱环节以及各点的受力情况,为产品可靠性评价及预测提供理论参考,利用有限元分析方法对金丝的拉力测试过程进行计算机模拟。建立模型后通过单元网格划分,对各节点的受力情况进行分析和计算,得到单元各节点的应力值以及模型受力云图。通过最大应力值点以及模型受力云图与实际测试情况的比较,结果表明,模型应力集中区域与试样实际断裂区域相吻合。
