| 摘 要： | 在HPMDS上实现了包括相干反射波效应的单馍半导体激光器大信号等效电路模型，准确地预测了LD非线性失真特性，并把二阶谐波和三阶交调失真的模拟结果同以前报道的实验结果进行了比较。

| Abstract: | The large-signal equivalent circuit model of single-mode Laser Diodes with coherent reflected waves are developed using HP MDS software. The nonlinear distortion from a directly modulated LD is closely predicted. The second harmonic and the third order intermodulation are simulated and compared with measured results reported earlier. |
