摘    要:针对自动测试系统(autotest system,ATS)的原位校准策略,在获得的历史校准数据基础上,引入了测量可靠性随时间变化的威布尔模型,并通过将旧数据替换为新数据来调整模型参数,不断适应数据的变化,对ATS的校准周期进行动态优化,确定了校准时机.最后通过实例分析进行了对比论证,结果表明基于新息的威布尔模型预测的最...
