半导体激光器非线性频域分析方法及其主要特性参数的提取

摘    要:本文基干半导体激光器(SemiconductorLaserDiode,LD)大信号等效电路模型,结合全频域技术,开发了一种新的LD非线性分析方法,得到了一组提取器件主要特性参数的解析公式。采用这套公式计算的结果与有关文献的结果对比吻合一致,表明本文方法切实可行,是建立配合发展LD高速组件综合宽带匹配技术理论体系的良好基础。

Abstract:Based on the large-signal equivalent eircuit model of the semiconductor laser diode (LD) and full frequency-domain technology, a new method of LD nonlinear analysis is developed in this paper. A set of formulas for abstracting main characteristic parameters of device is given out. The calculating results obtained by using this method were compared with ones in some other papers and they were corresponded well with each other. This shows that this method is practicable and is a good basis of setting up the theory system for developing the synthetic broad-band match technology of high speed LD module.
