硅梁式引线肖特基混频四管堆

介绍了硅梁式引线肖特基混频四管堆的研制。通过计算,获得各项设计参数,讨论了所采用的一些新工艺,管堆总电容C_t≤0.5pF,串联电阻R_s≤4Ω,管堆一致性和可靠性好。将管堆用于S波段双平衡混频器HSP25,性能优良。在这个研制的基础上,可以制作出其它多种形式的梁式引线器件。

Silicon Beam Lead Schottky Barrier Ring Quads

Research and fabrication of silicon beam lead Schottky barrier ring quads are described. By calculating,all design parameters were obtained. Some new techniques are discussed. Total capacitance of ring quads C, is not larger than 0. 5pF,series resistance Rs is not larger than 4 ohm,uniformity and reliability are well. By using these devices in S-band double-balanced mixer HSP25,better performance has been obtained. Based on the research and fabrication,many kinds of other beam lead devices can be manufactured.
