摘    要:绝缘栅双极性晶体管IGBT(insulated gate bipolar transistor)凭借其优异的载流和抗压能力,在牵引变流器中得到了广泛的应用。通过仿真研究了解其动态特性,对于保障其自身和系统的运行稳定性和可靠性具有重要意义。针对牵引变流器用大功率IGBT封装模块,在分析IGBT工作原理和特性的基础上,充分考虑其静态特性、动态特性以及封装寄生参数影响,结合寄生参数提取矩量法和IGBT动态模型等效电路分析法,建立了精确的IGBT封装电路模型,并通过仿真测试分析对模型进行了验证。此外,以牵引变流器中的整流器电路为例,依据IGBT封装精确电路,构建了更为详细的整流器精确电路模型。仿真结果表明,精确电路模型比理想电路仿真输出能够更加准确地突出系统的高频信息,这对于针对含有大功率IGBT器件系统开展损耗计算、电磁兼容性分析以及风险评估等极具参考价值。

Abstract:IGBT has been widely used in traction converter due to its excellent current carrying and voltage endurance. It is of great significance for ensuring the operation stability and reliability of itself and the system to understand its dynamic characteristics through simulation research. Based on the analysis of the working principle and characteristics of high-power IGBT packaging module used for traction converter, the static characteristics, dynamic characteristics and parasitic parameters of IGBT packaging module were fully considered. By combining the method of moments of parasitic parameters extraction and the equivalent circuit analysis method of IGBT dynamic model, the accurate IGBT packaging circuit model was established, which is verified by simulation test analysis. In addition, taking the rectifier circuit of traction converter as an example, a more detailed rectifier precise circuit model was built based on the above IGBT packaging precise circuit. The simulation results show that the accurate circuit model can more accurately demonstrate the high harmonic characteristics of the system than the ideal circuit simulation output, which is of great reference value for the loss calculation, electromagnetic compatibility analysis and risk assessment of the system with high-power IGBT devices.
