摘    要:绝缘栅双极型晶体管IGBT(Insulated Gate Bipolar Transistor)的并联组合作为电感储能型脉冲功率系统中的主断路开关,就会在关断大电流时出现各并联模块的动态不均流现象。工程应用中,各IGBT模块门极驱动信号的不同步是导致该不均流的主要原因。文章分别就栅极电阻补偿法和脉冲变压器法对驱动信号的同步性补偿作用进行了理论研究和两个IGBT模块并联均流的实验验证,结果表明两种方法均可以达到很好的动态均流效果。然后在对比分析两种方法的基础上提出了利用脉冲变压器级联可以实现多个IGBT模块并联驱动信号的补偿,通过计算机辅助设计软件PSPICE仿真验证了该方法在三个IGBT模块并联使用时的有效性。

Abstract:The dynamic current unbalancing must be resolved when the insulated g ate bipolar transistor(IGBT) as main circuit-breaker of inductance stored energ y pulse power systems.In engineering applications,different signal delay time be tween the control circuits is an important factor leading to the dynamic current unbalancing in IGBTs switching moment.Gate resistance and pulse transformer can be used to compensate the signal delay time.Principle of these two methods and experimental results with current sharing of parallel connected two IGBTs are de scribed.Through the switching tests,superior characteristics of these two method s have been confirmed.After that,a method of realizing multi-level IGBTs parall el driving signals compensation also be proposed in this paper by employ the cas cade of multi-transformers.The software PSPICE simulation for three IGBTs paral lel connected dynamic current balancing verify the viability of the technique.
