摘    要:车用功率模块应用过程中,现有设计方法存在视在容量的浪费.结温在线监测可以增加可靠性,以大电流导通压降为状态量的热敏感电参数法最有可能实现结温在线监测.面对大电流导通压降法存在的标定困难、采样准确度低、验证困难等问题,建立了合理的热电耦合模型是基础手段,并以高准确性、高稳定性的结温在线监测为目标,从标定、采样、验证三方面...

Abstract:In the application of electric vehicles, there is a waste of capacity of power module with state-of-the-art design method. With online monitoring of junction temperature, the reliability of converter systems can be increased. In temperature sensitive electrical parameter (TSEP) method for junction temperature monitoring, voltage drop measurement with large current conduction is very promising. To solve problems such as difficult calibration, low sampling accuracy, and verification issues, the development of thermo-electrical mod-el is an effective basis. In this paper, to meet the requirement of accurate and stable online junction temperature monitoring, researches on calibration, sampling and verification are summarized and discussed.
